This paper analyzed the problem of difficult installation of Printed Circuit Board Assembly (PCBA) caused by warping during trial production and identified wave soldering as the key factor through specific test comparison. ABAQUS was applied to perform thermal-structural coupling FEA simulation analysis of wave soldering process, it was concluded that poor temperature resistance of connector base material, large difference in thermal expansion coefficient between connector base material and PCBA material, uneven heating caused by process were the causes of PCBA warpage. Therefore, professional suggestions were provided and a series of verification schemes were developed for verification and improvement, which eventually eliminated PCBA warpage caused by wave soldering.

针对试生产过程中的装配印制板(PCBA)翘曲而导致的安装困难问题进行初步分析,且通过特定的试验对比,找出了关键因素波峰焊。使用ABAQUS软件对波峰焊的过程进行热结构耦合有限元仿真分析,得出造成翘曲的原因有连接器基座材料耐温性差、基座材料与PCBA材料热膨胀系数相差大、工艺过程导致的受热不均等,同时出具了专业建议并制定了一系列验证方案,通过对各类方案的进一步验证和改进,最终成功地解决波峰焊导致的PCBA翘曲问题。

针对试生产过程中的装配印制板(PCBA)翘曲而导致的安装困难问题进行初步分析,且通过特定的试验对比,找出了关键因素波峰焊。使用ABAQUS软件对波峰焊的过程进行热结构耦合有限元仿真分析,得出造成翘曲的原因有连接器基座材料耐温性差、基座材料与PCBA材料热膨胀系数相差大、工艺过程导致的受热不均等,同时出具了专业建议并制定了一系列验证方案,通过对各类方案的进一步验证和改进,最终成功地解决波峰焊导致的PCBA翘曲问题。

This paper analyzed the problem of difficult installation of Printed Circuit Board Assembly (PCBA) caused by warping during trial production and identified wave soldering as the key factor through specific test comparison. ABAQUS was applied to perform thermal-structural coupling FEA simulation analysis of wave soldering process, it was concluded that poor temperature resistance of connector base material, large difference in thermal expansion coefficient between connector base material and PCBA material, uneven heating caused by process were the causes of PCBA warpage. Therefore, professional suggestions were provided and a series of verification schemes were developed for verification and improvement, which eventually eliminated PCBA warpage caused by wave soldering.

随着电子产品集成度的不断提高,连接器的数量以及连接器的基座Pin脚数也相应增加,进而导致带连接器基座的装配印制板(Printed Circuit Board Assembly,PCBA)安装困难,对外壳针孔的位置度、精度提出了更高的要求,这也对连接器基座的设计、波峰焊的工艺参数控制、PCBA翘曲度控制、外壳制造工艺提出了更严苛的标准。由于影响翘曲的因素众多,部分因素的排除难以通过试验进行验证,部分影响因子的验证成本高、周期长,且不能量化因子的影响程度,而仿真可以弥补以上不足。
本研究通过ABAQUS软件对PCBA上的连接器基座波峰焊工艺过程进行模拟,确认了此工艺过程导致PCBA翘曲的原因及相关因子的影响程度。
连接器作为电子控制单元(Electronic Control Unit,ECU)基本组成部分,其与上盖和下盖的配合关系是决定整个ECU能否流畅安装的关键。大部分ECU的连接器数量较少且PIN针也少,其安装方向多为横向安装(图1),但也存在连接器和PIN针数量多且空间受限而不得不纵向安装连接器的情况(图2),此类安装引发安装问题的概率较其它类型要大,文中所涉及的ECU安装问题即为典型表现。
翘曲作为PCBA制作过程中不可避免的现象,容易造成焊点失效和芯片开裂损坏[1],是造成PCBA品质不良及装配困难的关键因素。电子制造业协会行业内通常允收的翘曲度标准为0.75%[2],在实际生产中为满足不同产品的需求,对翘曲度的要求有所不同。例如,某些手持类电子产品因其线路板“轻和薄”的特点,即使是平整的手机产品,印制电路板(Printed Circuit Board,PCB)翘曲度一般要求≤0.5%[3]。因此,如何针对特定的产品设立特定的标准,即如何通过对设计布局优化、材料参数选择、工艺过程调整等措施尽可能地减小翘曲度便成了研究的重点。
在取得R板样件后,通过外观查看发现PCBA有明显的翘曲,板子沿进板方向,四角向上翘曲,如图3所示。试装时装配困难。观察装配完的组件,发现连接器基座内凹变形,PIN针向基座中心倾斜靠拢,如图4所示,导致在PIN针过上盖孔位时产生干涉,难以对齐,装配困难。
经比对同类型的PCBA后发现,此次样件翘曲度较大。进一步对比同类型PCBA制板工艺和生产工艺,发现了4个不同点,分别是制版厂家、拼板工艺、工艺边桥接方式和连接器焊接方式,如表1所示。
依据表中针对R板的不同点,分别对拼板工艺、桥接方式、板材、PIN针孔大小进行针对性的试验,发现皆能复现PCB向上翘曲的问题,而将波峰焊改为手动焊接后能有效降低翘曲度,由此判定波峰焊为影响翘曲度的主要因素[4]
PCB产生翘曲的根本原因是制成PCB的原材料与半成品或与标贴封装基板、连接器基座等热膨胀系数(Coefficient of thermal expansion,CTE)不匹配,引起在生产过程和工艺过程中的热应力和机械应力不均衡,并因此而发生有规则和无规则的变形,最终导致各种形式的翘曲[5-6]。经对比T板、L板及R板,发现波峰焊比手焊多了预热时间,波峰焊焊头比手焊焊头大很多,因此,怀疑是预热温度及焊头大小引发的热传导速度的不同导致PCB与连接器基座热膨胀变形差异的扩大。
由于接插件基座材料为聚对苯二甲酸丁二酯加入20%玻纤(Polybutylene Terephthalate with 20% Glass Fibre,PBT+GF20),其玻璃态转化温度(Glass Transition Temperature,TG)为200 ℃,而波峰焊工艺过程中焊接时的温度为270 ℃。在波峰焊的过程中,样件焊接速度较量产时的焊接速度低,且为单焊头(量产时为多焊头)。以上可能是翘曲的重要原因。
为寻求问题产生的根本原因,加快验证速度,减少验证成本,基于ABAQUS软件对波峰焊的过程进行热结构耦合仿真分析,并根据实际情况进行优化,提出相应了对策和改进方向。
翘曲产生的重要原因是热变形不均,ABAQUS作为一种常用的热结构耦合仿真分析软件在此领域应用广泛,且能高效实现温度场与应力场的耦合[7]。此处的温度场是指某一瞬间,空间或物体内中所有各点温度分布的总称[8]。温度场是个数量场,可以用一个数量函数表示。一般来说,温度场T是空间坐标和时间的函数,即:

式中,xyz为空间直角坐标;t为时间。
此时,经过热传导、热对流、热辐射,在一定的热边界条件下,可得瞬态有限元方程:

式中, C T为热容矩阵; T ˙为温度场的梯度矩阵; K为由单元热传导矩阵、单元热对流矩阵和单元热辐射矩阵组成的传热系数矩阵;P为传导、对流、辐射给温度场的节点热流矢量及由内部热源产生的节点热流矢量组成的矩阵。
形变计算则是在弹性力学的平衡方程、几何方程和物理方程[9]基础上,增加了温度载荷,计算出由温度引起的应变以及随之而产生的变形,服从热膨胀规律,即 ε = α t 1 - t 0。由此可得,热弹性理论的物理方程如下:

式中, ε为正应变; σ为正应力; E为弹性模量; μ为泊松比; α为热膨胀系数; γ为切应变; τ为切应力。
将式公式(1)、公式(2)所得温度场数值导入到公式(3)对应的数值模型,结合几何方程及平衡方程便可求出应变及位移。
为充分模拟波峰焊导致的翘曲过程,需尽量还原整个工艺过程,设置相对准确的输入条件和边界条件,选择合理的计算模块。基于经典波峰焊的工艺曲线过程[10],采用瞬态热模块模拟波峰焊从预热到波峰焊再到冷却的整个过程。为简化计算模型,缩短计算周期,对仿真对象进行简化,将各对象材料力学属性设为各向同性,主板简化为光板,连接器基座简化为一根PIN针和一块基座,简化过程如图5所示。
瞬态热计算分为3步,按照静电波峰焊工艺曲线,首先对PIN针一针脚底部将预热温度由100 ℃加热到270 ℃,其次维持波峰焊温度270 ℃时间1.5 s,最后自然冷却至100 ℃焊炉温度,如图6所示。
通过瞬态计算,得到整个PCBA的瞬态温度场,将该温度场数据导入结构模块进行耦合,根据实际材料情况,设置相应材料的各向异性热参数,并以PCB远端一角进行约束,以减少对载荷施加端的影响,如图7所示。
经计算可求得各时间点的温度场、各对象的应力云图和位移云图。由图8的温度云图可知,在焊头焊接完毕时刻,局部温度非常高,相对PCBA的其它部位温度差明显,势必导致高温部位的热变形高于其它部位。
为更清楚地研究翘曲真因,着重关注PCBA在焊接完时刻3个方向的位移云图,如图9所示。
图9可知,连接器基座与PCB在3个方向的位移值不一致,PCB的位移值相对偏大,如此便导致PCB膨胀比连接器基座更大而引发翘曲。此外,由图9可知,基座和PCB在XY方向的位移差距非常小,而在Z方向的差距较大。原因在于XY方向的位移主要是由预热温度所产生的热膨胀差异,而Z方向除了已有的预热温度,还有波峰焊焊头施加的270 ℃高温。由于焊头的持续焊接时间约为1.5 s,且PIN针材料为铜合金,导热系数远大于基座和PCB。此外,Z方向是厚度方向,导热路径相对较短,因此,Z向温度不均衡性要比其余2个方向大的多。
Z方向云图放大且量化后如图10所示,基座连接器内凹且上端面的相对位移值约为0.3 mm,目测翘曲现象明显。
通过仿真分析可知,PCBA过波峰焊后翘曲的根本原因是连接器基座和PCB的材料热膨胀系数不一致,且在过波峰焊时PCB和基座的局部高温导致热变形差距进一步加大。因此,针对以上仿真分析结果提出下列优化建议。
a. 基座和PCB采用热膨胀系数更相近的材料以减小各个方向上的热变形差,从而降低因此而产生的翘曲。
b. 抬高针脚、降低基座接触温度以加长热的传递路径,从而降低传递到连接器基座的热量。通过仿真对比可知,当针脚加长2 mm,抬高基座连接器后,基座底部与PIN针连接处的温度可降低17 ℃(图11),有利于减小热变形。
c. 降低焊接温度。在工艺允许范围内,尽可能地降低波峰焊焊头的温度。
d. 提高焊接过程中PCBA受热的均匀度。可通过改变焊接顺序使PCBA整体温度的相对均匀。
e. 尽可能扩大PCB的PIN脚孔。由于PCB和连接器基座热变形不一致而引发PIN针受到挤压而倾斜,可通过增加PIN针与孔的间隙尽可能地抵消PCB和基座的热变形差异,减小倾斜度。
f. 波峰焊过后,增长冷却时间,给予针脚和基座应力释放的时间,通过应力释放提高变形回弹。
根据仿真优化建议,结合实际工艺条件和能力,针对性制定如下对策:
a. 将基座材料由PBT+GF20(耐温200 ℃)改为尼龙VICNY R6133(耐温275 ℃)。
b. 改变基座基底结构,结构底面减料设计以减小与PCB的接触面积,同时增加底面散热空间,如图12所示。
c. 因结构限制,无法通过抬高针脚增大基座到PCB的距离,此建议暂未采纳。
d. 扩大插针孔,但因尺寸限制,扩大范围有限。
e. 调整波峰焊曲线,将焊接速度由原来的1.8 mm/s改为3 mm/s,焊接温度由270 ℃降为260 ℃。
f. 改变焊接工序,如图13所示。改变传统的从左到右的顺序,优先焊接4个基座连接器的大针,即黑色粗线部分,再错位焊接各接插件的小针,即细线部分。目的是减少单个接插件的持续受热时间,使PCBA在整个焊接过程中受热相对均匀。
g. 优化焊接完成后降温手段,采用自然冷却方式,不执行风扇降温,延长冷却时间。
依据上述对策,结合试验条件,特制定验证方案,如表2所示。其中旧工艺焊接速度为1.8 mm/s、焊接顺序从左到右、由前至后;新工艺焊接速度为3 mm/s,焊接顺序如图13所示;旧基座采用PBT+GF20材料,结构不变;新基座采用尼龙VICNY R6133,结构优化如图12所示。
表2试验方案的实施效果如图14所示,可以看出翘曲缝隙逐渐减小。因此,新的工艺、降低焊头温度、新的基座能一定程度改善翘曲,自然冷却也能有效使翘曲变形回弹,但是单个因素所起作用有限,需同时改进多个因素,在综合作用下,最终有效改善翘曲。经多轮的测试验证,方案5翘曲度达标率100%,成功实现PCBA与壳体的流畅安装。
通过对PCBA翘曲度调查、排查,找到了问题的主要原因,利用仿真工具高效地还原了翘曲现象,理清了根本原因,并对根本原因进行分析,提出了针对性的改进建议并予以实施,最终在无设计成本和工艺成本增加、无工艺效率降低的前提下,成功改善了翘曲度,达到预期标准,现总结如下。
a. 连接器基座尽量选用TG高于焊头温度的材料。
b. 尽量使选用热膨胀系数相近的的PCB材料和连接器基座材料。
c. 波峰焊的焊接速度尽量快,焊接温度在合理范围内尽量低。
d. 基座设计需考虑底部波峰焊时的散热性能。
e. 适当改进波峰焊顺序,能有效改善PCBA受热均匀性,降低热变形差。
f. 延长波峰焊后冷却时间能有效降低残余应力,提升PCBA翘曲后的回弹量。
