This paper reviewed the research progress on active esters for epoxy curing at home and abroad in recent years, with a focus on the structures of different active esters. By classifying active esters according to raw material sources and ester bond positions, the characteristics and differences of active esters with different structures in epoxy resin curing agents were explored. Finally, the development trend and application prospects of active esters for epoxy curing were discussed.

面对5G通信技术和电动汽车产业的快速发展,开发高性能、高密度电子设备和封装材料的需求愈发迫切。环氧树脂因其优异的性能特点而备受关注,成为电子封装领域的重要材料之一[1-3]。环氧树脂需要通过与固化剂发生化学交联,形成不溶不熔的三维网络结构后才能发挥其优良性能[4]。常用的固化剂有胺类、酚类和酸酐类等,其中胺类和酚类固化剂含有活泼氢,与环氧基团反应后会产生大量具有强极性的羟基,使得固化物的吸水性和介质损耗增加。酸酐类固化剂与环氧基团反应后不产生额外的羟基,但酸酐自身在储存过程中极易吸水变成游离酸,会影响固化物的固化程度和性能,因此常用的固化剂无法满足新一代低介电封装材料的要求[5]
近年来,为了更好满足高频高速电子封装材料的要求,活性酯固化剂获得了前所未有的关注,相关文献也在逐年增加,如图1所示。活性酯是指分子中含有两个或两个以上酯基的化合物。活性酯的酯基反应活性较高,能在促进剂作用下与环氧基团发生反应形成三维网状结构,从而使环氧树脂固化。值得注意的是,活性酯与环氧基团反应后不产生强极性的羟基,而是极性小、体积大的酯基,所得环氧固化物的吸水率和介质损耗更低,更加适合高频高速电子封装材料的应用。
目前对于环氧固化用活性酯的综述性文献相对较少,现有文献主要从不同骨架结构的活性酯、活性酯与环氧树脂的反应机理等方面进行综述归纳[6-8]。本文重点关注活性酯的结构,通过对活性酯结构的分类,介绍环氧树脂固化用活性酯的研究进展,并对环氧固化用活性酯的发展趋势和应用前景进行展望。
根据目前报道的活性酯结构,可以将活性酯分为两大类:小分子活性酯和聚合物活性酯。活性酯的酯结构是由酸与酚反应制得,因此小分子活性酯可进一步分为多元酸类活性酯和多元酚类活性酯。在聚合物活性酯分子上,酯结构可以位于聚合物主链上,也可以位于聚合物侧链上,因此聚合物活性酯可进一步分为主链酯结构活性酯和侧链酯结构活性酯。
多元酸类活性酯的报道相对较少,可能是因为多元酸原料来源较少,结构较单一,主要有邻苯二甲酰氯、间苯二甲酰氯、对苯二甲酰氯以及均苯三甲酰氯。
CHEN C H等[9]以间苯二甲酰氯和均苯三甲酰氯为原料与取代苯酚反应制得二元酸型和三元酸型的活性酯,同时向苯酚结构上引入环氧基团,从而得到两种分子结构中同时含有酯结构和环氧基团的小分子活性酯,结构如图2所示。
由于同时含有酯结构和环氧基团,这两个化合物展现出独特的可自身固化性质,通过加入催化剂4-二甲胺基吡啶后,可得到两种活性酯自身固化产物。二元酸型活性酯自身固化产物(SC2)的玻璃化转变温度(Tg)为182℃(DMA)和163℃(TMA),5%热分解温度(T5%)为374℃,介电常数(1 GHz)为3.33±0.003,介质损耗因数(1 GHz)为0.008 4±0.000 2。三元酸型活性酯自身固化产物(SC3)的玻璃化转变温度为208℃(DMA)和189℃(TMA),5%热分解温度为373℃,介电常数(1 GHz)为3.29±0.003,介质损耗因数(1 GHz)为0.007 8±0.000 2。SC3比SC2的玻璃化转变温度更高,可能是由于SC3具有更高的交联密度。两者都具有优异的热性能和介电性能,适合应用于新一代电子封装材料领域。
佐藤泰等[10]以间苯二甲酰氯和均苯三甲酰氯为原料合成了一系列末端含有双键的多元酸型活性酯,结构如图3所示。
由于活性酯末端含有不饱和双键,因此在与环氧树脂进行固化反应时,不仅发生基于环氧基和酯键的交联,而且还会发生不饱和双键之间的交联,能够实现更高的交联密度,从而使所得的固化物实现更高的耐热性。该类活性酯与双环戊二烯苯酚型环氧树脂的固化产物的最高耐热温度可以达到195~275℃,介质损耗因数(1 GHz)可达0.004 4~0.007 5。
多元酚类活性酯的报道相对较多,主要是因为多元酚原料较广泛,结构变化较多。
早在20世纪90年代,汪水平等[11-13]和S NAKAMURA等[14-16]就对不同活性酯与环氧树脂固化的反应热、交联结构、物理性质等进行了详细研究,他们采用的活性酯都是以均苯三酚为原料,通过在缚酸剂吡啶催化的条件下,与不同种类的酰氯反应制得的三元酚类小分子活性酯,结构如图4所示。他们以商品化的双酚A型环氧树脂为基体树脂,通过加入不同的活性酯固化剂进行固化,详细考察了固化产物的吸水率、玻璃化转变温度、介电性能等,为活性酯的进一步研究奠定了基础。
苏世国等[17]以四苯酚基乙烷为中心骨架,制备了末端由萘酸封端的活性酯,活性酯与邻甲酚酚醛环氧树脂固化后制备的材料玻璃化转变温度达到181℃,热分解温度(Td)为398℃,介电常数(1 GHz)为3.9,介质损耗因数(1 GHz)为0.008,燃烧等级达到UL94 V-0级,紫外透过率为0.2%。该固化物不仅具有良好的机械加工性能,且介质损耗因数低,玻璃化转变温度高,同时还具有阻挡紫外线的功能,可满足高频高速电子封装的使用需求。
邹静等[18]报道了一种三嗪类活性酯固化剂,结构如图5所示。他们向分子结构中引入含磷的9,10-二氢-9-氧杂-10-磷杂菲-10-氧化物单元,使得活性酯分子中同时含有磷和氮两种元素,形成磷-氮协同作用,有助于改善环氧树脂基覆铜板的阻燃性能,该类活性酯与环氧树脂的固化产物的阻燃等级均能达到UL-94 V-0级。
近年来,生物基的多酚原料白藜芦醇(resveratrol)被应用于环氧固化用活性酯领域,白藜芦醇具有三元酚结构,与酰氯在缚酸剂Et3N催化下可制备得到三元酚类活性酯[19-20],如图6所示。白藜芦醇分子结构中同时含有苯环和双键,整个分子呈现刚性的共轭结构,此类活性酯与环氧树脂固化后有利于降低固化物的介电常数和介质损耗因数。ZHAO Z X等[19]采用苯酰氯酯化封端的白藜芦醇活性酯与圣泉公司SQXN-324型环氧树脂进行固化,测得固化物的介电常数(10 GHz)降至2.78,介质损耗因数(10 GHz)降至3.5×10-3,这是其他同类型的活性酯无法达到的。
梁利岩等[21]报道了一种具有亚胺键的活性酯固化剂的制备,以羟基苯甲醛为原料,分别与4-氨基苯酚和二胺类物质反应生成两种含一个或两个亚胺键结构的二元酚,进一步分别与酰氯在缚酸剂催化下反应制得两种含亚胺键的活性酯,结构如图7所示。此类活性酯在固化环氧树脂后,由于结构中含有亚胺结构,赋予了环氧树脂再加工、可回收和易降解的能力:在高温下,环氧树脂可通过热压再次成型;利用含有胺类的溶剂,环氧树脂可通过溶剂回收后再次成型;此外,环氧树脂也可在酸性条件下发生降解。
主链酯结构活性酯是指聚合物的重复单元中包含了酯结构,这一类活性酯的合成通常有两种方法,第一种是以二元酰氯或二元酸为原料,与多元酚发生酯化聚合反应,然后与封端剂反应制得。第二种是以羟基苯甲酸及其衍生物为原料,在一定条件下进行自身酯化聚合反应,然后与封端剂反应制得。两种合成路线如图8所示[22-31]
在方法一中,通过采用不同的多元酚和封端剂原料,可以向活性酯固化剂中引入新的元素(N、P、Si等元素)或者结构,从而提高环氧固化物的性能,如阻燃性、耐热性和韧性等。DIC公司报道了不同结构的活性酯[22-24],其中多元酚结构有双环戊二烯与苯酚的加合物二酚或多酚、联萘二酚和芴二酚,封端剂的结构有萘酚、联苯酚、含乙烯基的苯酚衍生物等。通过向活性酯结构中引入萘环和双键,可在不影响介质损耗因数的情况下提高环氧固化物的热性能。
HE Y[25]将环三磷腈引入活性酯主链结构中,使分子中同时含有磷和氮两种元素,结构如图9所示。通过磷-氮协同作用可提高与环氧固化后产品的阻燃性能,不同型号环氧树脂固化产物的阻燃等级可达到UL-94 V-1至V-0级,介电常数(1 GHz)为3.6~4.2,介质损耗因数(1 GHz)为0.003~0.011。
崔春梅等[26]在活性酯主链的多元酚单元上引入不饱和双键,可以配合碳氢树脂混合使用,提高固化物的交联密度,并使整个固化物交联体更加紧密,从而可降低固化物的介电常数、介质损耗因数和吸水率。该团队也报道了在活性酯的多元酚单元上引入多苯环酰亚胺结构[27],该结构的引入有效提高了固化物的耐热性,降低了热膨胀系数(CTE)、热收缩率和翘曲性。以上在活性酯主链上引入的结构如图10所示。
黄荣辉等[28]在活性酯的多酚单元上引入硅元素,使得活性酯主链上含有极其柔顺的硅氧键,能够赋予固化物低应力、高韧性、低吸水率、阻燃等优点。活性酯的多酚结构如图11所示。
林伟等[29]报道了两类末端可引入不同基团的活性酯,一种是双端氰基活性酯,通过末端氰基的引入,增加了活性酯的反应交联位点,提高固化物的热性能,降低其介电常数和介质损耗因数,同时可降低固化物的吸水率。另一种是双端氨基活性酯,通过末端氨基的引入,可以提高固化物的耐热性、韧性以及与金属优异的粘结力[30]
上述主链酯结构活性酯都是以多元酚与多元酸为原料的合成方法得到的,其中发生酯化反应的活性基团酚羟基和羧基分别在不同的单体分子上。另一种合成方法是以羟基苯甲酸及其衍生物为原料,一个单体分子中同时包含有酚羟基和羧基,分子自身即可发生酯化反应生成主链酯结构活性酯。由于作为原料的羟基苯甲酸及其衍生物的来源较少,相关的文献报道也相对较少。邹静等[31]以羟基苯甲酸及其衍生物为原料,与苯并噁嗪型间苯二甲酸进行酯化反应,然后用苯酚封端得到了苯并噁嗪型活性酯,如图12所示。由于苯并噁嗪结构的引入,赋予了活性酯固化剂无卤阻燃性能,与环氧树脂固化所得的固化物具有良好的介电性能、阻燃性能和耐热性能。
侧链酯结构活性酯是指在聚合物侧链或末端上进行酯化改性得到的活性酯,此类聚合物通常含有多个羟基,目前报道最多的聚合物是酚醛树脂。林伟等[32]以济南圣泉集团股份有限公司不同型号的酚醛树脂为原料,通过加入苯甲酰氯或萘甲酰氯进行酯化反应,制得酚醛树脂型活性酯。采用的酚醛树脂重复单元中含有二元酚结构,因此酯化后可以获得更多的可反应性酯基团,一方面可提高活性酯的溶解性和流动性,另一方面可以提高活性酯与环氧树脂的交联密度,从而提高固化物的热性能。
伍驰旻等[33]以含磷酚醛树脂为原料,通过加入甲基丙烯酰氯进行酯化反应,得到了含磷酚醛型活性酯,如图13所示。用该活性酯固化双环戊二烯(DCPD)苯酚环氧树脂后得到的固化物阻燃等级可达到UL-94 V-0级。
LIU Z Y等[34]以腰果酚、苯酚和多聚甲醛为原料制备了酚醛树脂,然后通过醋酐进行酯化制得酚醛树脂型活性酯,如图14所示。通过控制腰果酚和苯酚的投料比例,可以控制酚醛树脂中腰果酚的含量,由于腰果酚含有柔性的脂肪族长链,这些长链具有增塑作用,因此用该活性脂固化环氧树脂后得到的固化物热性能有所降低,且吸水率也降低。
除了酚醛树脂以外,其他含有多羟基的聚合物也可通过酯化反应制备活性酯。刘捷等[35]报道了一种具有非共平面刚性骨架活性酯,如图15所示。其中结构中的多官能芳酯基侧基提供了更多的反应交联位点,有利于提高固化物交联密度,从而提高材料的耐热性,改善力学性能。
CHEN C等[36]报道了一种聚酰亚胺型活性酯,首先分别以3种含酚羟基的二胺化合物与六氟二酐进行酰胺化聚合反应得到3种含多个羟基的聚酰亚胺,再分别与甲基丙烯酸酐进行酯化反应得到3种聚酰亚胺型活性酯。由于聚酰亚胺结构的引入,活性酯与环氧树脂固化后得到的固化物热性能较好,在氮气中的5%热分解温度达到430℃以上,且介电性能优异,介电常数和介质损耗因数分别可达到2.9和0.010 2。
罗成等[37]报道了含有聚苯醚主链的双端基多官能活性酯,如图16所示。该活性酯与环氧树脂固化后得到的固化物具有优良的介电性能和耐湿热性、极低的吸水率以及较高的弯曲强度。此外,玻璃化转变温度达到183~206℃,介电常数(10 GHz)为3.7~3.85,介质损耗因数(10 GHz)为0.005~0.008。
在环氧树脂固化剂的应用中,各类活性酯具有各自的优缺点。小分子活性酯因其低分子量具有与环氧树脂良好的相容性和较高的反应活性,使固化反应更为彻底,但固化后的分子量偏低、热性能较差,且其结构多样性受限于原料来源。相较之下,聚合物活性酯的分子量更高,热性能更优,并具备更强的结构设计能力,能够通过引入不同的聚合物结构来改善固化物性能。然而,聚合物活性酯与环氧树脂的相容性较差,可能会引发析出等问题。目前的研究多集中于单一活性酯与环氧树脂的固化性能探讨,未来应考虑多种活性酯的复配,以综合其特点,提升固化物的整体性能。
活性酯作为环氧树脂的固化剂,其固化后的产物不生成强极性的羟基,而是生成极性小、体积大的酯基,因此固化产物具有较低的介质损耗因数和吸水率,更适用于5G通信电子封装领域,特别是对低介电和低吸水率要求较高的场景。
在小分子活性酯方面,多元酸活性酯的研究相对较少,主要受到原料来源限制的影响。未来可以期待更多新型多元酚,尤其是白藜芦醇等生物基来源的多元酚在活性酯领域的应用。小分子活性酯为环氧固化剂提供了多样化选择,能够满足不同领域的需求。
在聚合物活性酯方面,主链结构和侧链结构活性酯的开发为环氧固化技术的进一步发展带来了新的可能性。通过引入不同元素和不同聚合物结构,可以赋予环氧固化物新的性能和特点。
展望未来,随着材料科学和化工技术的不断进步,期待更多环氧固化用活性酯的持续创新和发展。
