In order to improve the adhesion of thermoplastic polyimide (TPI) between thermosetting polyimide (PI) film and copper foil in two-layer flexible copper clad plate (2L-FCCL), a series of TPI samples were prepared by one-step reaction using flexible aromatic dianhydride monomers and aromatic or alicyclic diisocyanate monomers. Then, the selected TPI solution was directly coated on the pretreated commercial thermosetting PI film to obtain the composite film, and the corresponding 2L-FCCL was obtained by hot pressing at high temperature. By observing the state of the TPI reaction solution and conducting DSC testing, TPI-8 is selected, which is soluble in organic solvent and has a Tg of 226.5℃. Then, TGA, TMA, and tensile tests show that the 2% thermal decomposition temperature (T2%) of TPI-8 is 464℃, the thermal expansion coefficient (CTE) of 50-200℃ is 64.25×10-6-1, the tensile strength is 64.52 MPa, the elastic modulus is 1.75 GPa, and the elongation at break is 62%, and its chemical structure is confirmed by FTIR. Finally, the effect of alkaline pretreatment time of two kinds of thermosetting PI films on the bonding properties of resulting FCCLs was studied. It is found that the 90° peel strength (90°PS) of FCCLs are over 0.7 N/mm and the maximum value is 0.94 N/mm after SPI films treated with alkaline water at 60℃ for 1 min and 3 min. However, the 90°PS of FCCLs obtained by UPI films treated with the same hot alkaline water for 1-7 min are all less than 0.6 N/mm. Therefore, this method can be used to quickly and simply prepare TPI by one step, which is soluble and has good thermal, mechanical properties and dimensional stability. Meanwhile, it has good bonding properties for copper foil and SPI that the surface was pretreated with alkali water, and meets the requirements of relevant FCCL standards.

为了改善两层型挠性覆铜板(2L-FCCL)中热塑型聚酰亚胺(TPI)对热固型聚酰亚胺(PI)薄膜和铜箔的粘接性,本文选用具有柔性结构的芳香二酐单体和芳香或脂环的二异氰酸酯单体通过一步反应制备得到TPI样品,然后将其直接涂覆在表面经过预处理的商品化热固型PI薄膜上得到复合膜,最后经过高温热压得到相应的2L-FCCL。通过观察所得TPI反应液的状态并进行DSC测试,选定了有机溶剂可溶且Tg为226.5℃的TPI-8;然后通过TGA、TMA和拉伸试验测得TPI-8的2%热分解温度(T2%)为464℃、50~200℃的热膨胀系数(CTE)为64.25×10-6-1、拉伸强度为64.52 MPa、弹性模量为1.75 GPa、断裂伸长率为62%,并通过FTIR对其化学结构进行了确认;最后分别研究了两种热固型PI薄膜的碱水预处理时间对所得FCCL粘接性能的影响,发现其中SPI膜经60℃碱水处理1 min和3 min后得到的FCCL 90°剥离强度(90°PS)≥0.7 N/mm且最大值达到0.94 N/mm,而UPI膜经同样热碱水处理1~7 min后得到的FCCL 90°PS均≤0.6 N/mm。因此,采用本方法可一步快速简单的制备可溶解且热学性能、力学性能、尺寸稳定性较好的TPI,同时其对铜箔以及表面经过碱水预处理的SPI具有较好的粘接性能,满足FCCL相关标准的要求。

为了改善两层型挠性覆铜板(2L-FCCL)中热塑型聚酰亚胺(TPI)对热固型聚酰亚胺(PI)薄膜和铜箔的粘接性,本文选用具有柔性结构的芳香二酐单体和芳香或脂环的二异氰酸酯单体通过一步反应制备得到TPI样品,然后将其直接涂覆在表面经过预处理的商品化热固型PI薄膜上得到复合膜,最后经过高温热压得到相应的2L-FCCL。通过观察所得TPI反应液的状态并进行DSC测试,选定了有机溶剂可溶且Tg为226.5℃的TPI-8;然后通过TGA、TMA和拉伸试验测得TPI-8的2%热分解温度(T2%)为464℃、50~200℃的热膨胀系数(CTE)为64.25×10-6-1、拉伸强度为64.52 MPa、弹性模量为1.75 GPa、断裂伸长率为62%,并通过FTIR对其化学结构进行了确认;最后分别研究了两种热固型PI薄膜的碱水预处理时间对所得FCCL粘接性能的影响,发现其中SPI膜经60℃碱水处理1 min和3 min后得到的FCCL 90°剥离强度(90°PS)≥0.7 N/mm且最大值达到0.94 N/mm,而UPI膜经同样热碱水处理1~7 min后得到的FCCL 90°PS均≤0.6 N/mm。因此,采用本方法可一步快速简单的制备可溶解且热学性能、力学性能、尺寸稳定性较好的TPI,同时其对铜箔以及表面经过碱水预处理的SPI具有较好的粘接性能,满足FCCL相关标准的要求。

In order to improve the adhesion of thermoplastic polyimide (TPI) between thermosetting polyimide (PI) film and copper foil in two-layer flexible copper clad plate (2L-FCCL), a series of TPI samples were prepared by one-step reaction using flexible aromatic dianhydride monomers and aromatic or alicyclic diisocyanate monomers. Then, the selected TPI solution was directly coated on the pretreated commercial thermosetting PI film to obtain the composite film, and the corresponding 2L-FCCL was obtained by hot pressing at high temperature. By observing the state of the TPI reaction solution and conducting DSC testing, TPI-8 is selected, which is soluble in organic solvent and has a Tg of 226.5℃. Then, TGA, TMA, and tensile tests show that the 2% thermal decomposition temperature (T2%) of TPI-8 is 464℃, the thermal expansion coefficient (CTE) of 50-200℃ is 64.25×10-6-1, the tensile strength is 64.52 MPa, the elastic modulus is 1.75 GPa, and the elongation at break is 62%, and its chemical structure is confirmed by FTIR. Finally, the effect of alkaline pretreatment time of two kinds of thermosetting PI films on the bonding properties of resulting FCCLs was studied. It is found that the 90° peel strength (90°PS) of FCCLs are over 0.7 N/mm and the maximum value is 0.94 N/mm after SPI films treated with alkaline water at 60℃ for 1 min and 3 min. However, the 90°PS of FCCLs obtained by UPI films treated with the same hot alkaline water for 1-7 min are all less than 0.6 N/mm. Therefore, this method can be used to quickly and simply prepare TPI by one step, which is soluble and has good thermal, mechanical properties and dimensional stability. Meanwhile, it has good bonding properties for copper foil and SPI that the surface was pretreated with alkali water, and meets the requirements of relevant FCCL standards.

作为无胶两层型挠性覆铜板(2L-FCCL)绝缘介质基膜最主要的原材料,热塑型聚酰亚胺(TPI)薄膜和热固型聚酰亚胺(PI)薄膜对2L-FCCL的性能起着决定性作用。TPI薄膜粘接性能较好,但热收缩率较高、尺寸稳定性相对较差;而热固型PI薄膜则具有热收缩率低、尺寸稳定性好等优点,但对铜箔的粘接性能较差[1-4]。因此,开发一种同时具有热收缩率低、尺寸稳定性好且对铜箔具有较好粘接性的PI薄膜材料对采用热压法制备高性能2L-FCCL具有极大的理论意义和应用价值。
目前行业内主要是通过“涂布”或“热压”两种工艺来制备Cu/PI或Cu/TPI/PI结构的单面2L-FCCL产品,而双面2L-FCCL产品(Cu/TPI/PI/TPI/Cu或Cu/PI/TPI/PI/Cu)则是通过“涂覆+热压”工艺来制备[5-6]。其中,Cu/PI结构的单面2L-FCCL产品采用的热固型PI本身的尺寸稳定性较好,其粘接性则是通过热固型PI前驱体在铜箔表面“原位”亚胺化来保证;而Cu/TPI/PI结构的单面2L-FCCL产品,以及Cu/TPI/PI/TPI/Cu和Cu/PI/TPI/PI/Cu结构的双面2L-FCCL产品的粘接性和尺寸稳定性分别由复合膜的热塑型PI层和热固型PI层来分别保证。
两种工艺中“涂布”的材料均是热固型PI或TPI的前驱体溶液,经中温(80~150℃)烘除溶剂和高温(300~400℃)亚胺化等工序才能得到对应的2L-FCCL产品。“涂布”工艺不仅需要造价高昂的高精度涂布设备和高温烘烤设备,而且如何调控TPI和热固型PI因热膨胀系数(CTE)不一致,以及在中温烘除溶剂时因溶剂挥发和高温亚胺化过程中小分子溢出等带来的外观卷曲和气泡等问题是最大的技术难点[7]。这也是目前世界范围内2L-FCCL相关生产设备、关键原材料和生产技术等被国外厂家所垄断的主要原因之一。
本文采用两种具有柔性结构的芳香二酐单体与3种芳香或脂环的二异氰酸酯单体相互组合,通过一步法反应制备得到TPI溶液,以此来简化其合成步骤并省略高温亚胺化、树脂析出、清洗和溶解等步骤,通过溶解性和DSC等测试手段确定合适的可溶性TPI配方;然后通过TGA、TMA和拉伸试验测试其热稳定性、尺寸稳定性和力学性能,并进一步通过FTIR确认其化学结构;最后将其分别涂覆于两种尺寸稳定性优异且表面经热碱液预处理的商品化热固型PI薄膜上,并经高温热压制备相应的FCCL,研究热碱液处理时间对FCCL粘接性能的影响,以期为无胶2L-FCCL用TPI材料的研究开发提供新的选择。
双酚A二酐(BPADA)和二苯醚二酐(ODPA),购自上海市合成树脂研究所,分别经乙酸酐重结晶,在150℃下真空烘焙2 h后密封备用。2,4-甲苯二异氰酸酯(2,4-TDI)、4,4′-二苯基甲烷二异氰酸酯(4,4′-MDI)和异佛尔酮二异氰酸酯(IPDI),购自Bayer公司,直接使用。N,N′-二甲基乙酰胺(DMAC),购自国药集团(沪试),经CaH2回流后蒸馏,再经4Å型分子筛干燥12 h备用。PI薄膜,日本UBE公司生产的UPILEX®-25SPA(UPI)和韩国PI Advanced公司生产的GF100(SPI),CTE(温度为50~200℃)分别为12×10-6-1和17×10-6-1,使用前按文献[8]的要求用体积分数为15%的NaOH水溶液在60℃下浸泡1~7 min,然后再用浓度为2 mol/L的HCl溶液浸泡15 min,最后用清水冲洗干净后真空烘干备用。电解铜箔(EDCu,厚度约为35 μm)等其他原料均为市售品,直接使用。
控制所有单体中异氰酸根和酐基的总物质量之比为1.01∶1,并控制投料时的质量分数为25%。在80℃时将异氰酸酯单体(2,4-TDI或4,4′-MDI或IPDI或混合物)的DMAC溶液在1 h内均匀、缓慢地滴入到持续搅拌的二酐单体(BPADA或ODPA或二者的混合物)的DMAC溶液中。滴完后继续搅拌反应1 h后再升温至100℃和120℃各搅拌反应1 h,最后冷却至室温得到TPI溶液。
将上述TPI溶液涂覆于干净的玻璃板上(控制干膜厚度为(100±10) μm),在80℃下烘焙12 h后,再依次在125、150、175℃下各烘焙1 h,然后放置于热水中浸泡使膜脱落,再在125℃下烘焙2 h得到TPI薄膜。
将上述TPI溶液涂覆于表面经预处理的PI薄膜表面(控制涂膜厚度为(10±2) μm),在80℃下烘烤12 h后,再依次在125、150、175℃下各烘烤1 h。接着将其涂覆面与EDCu毛面贴合后放入夹具内,置于高温烘箱内从室温逐渐升温到预定温度并保温一定的时间,最后取出放入干燥箱中冷却至室温。
(1)DSC:采用美国TA公司的Q-20型差示扫描量热仪测试,测试温度为室温~300℃,升温速率为10℃/min,氮气气氛。
(2)TGA:采用德国Netzsch公司的TG 209 F3型热重分析仪测试,测试温度为室温~800℃,升温速率为10℃/min,空气气氛。
(3)TMA:采用美国TA公司的Q400型TMA仪测试,设置拉伸模式,测试温度为室温~300℃,升温速率为10℃/min,拉力为0.02 N,氮气气氛,样条尺寸为5 mm×30 mm。取50~200℃范围内的热膨胀系数(CTE)。
(4)力学拉伸试验:参照ASTM D882-2018和GB/T 1040.3—2006进行测试,样条尺寸为50 mm×5 mm,拉伸速率为2 mm/min。
(5)FTIR:采用美国Thermo Fisher Scientific公司的Nicolet iS50型傅里叶红外光谱仪测试,ATR膜反射法,扫描范围为4 000~500 cm-1
(6)90°剥离强度(90°PS):采用广东正业科技股份有限公司的Instron H10KS型剥离强度测试仪,按照GB/T 13557—2017进行测试。
图1为采用二酐与二异氰酸酯通过低、中温一步溶液聚合制备TPI的合成反应。表1为各TPI的配方组成及其物理状态。
表1可以看出,单纯的ODPA或BPADA分别与2,4-TDI或4,4′-MDI聚合的反应物(TPI-1、TPI-2、TPI-4和TPI-5)均为凝胶状态,而且补加溶剂仍没有改变其凝胶状态;而这两种二酐单体分别与IPDI聚合的反应物(TPI-3和TPI-6)均为胶液状态;这两种二酐单体按照摩尔比为1∶1得到的混合二酐与2,4-TDI聚合的反应物仍为凝胶状态,而与4,4′-MDI或IPDI聚合的反应物为胶液状态。由于工艺要求TPI为胶液状态,以便于后续的涂膜工艺,从而达到简化工艺的目的,仅TPI-3、TPI-6、TPI-8和TPI-9符合可溶性的要求。
通过DSC测试上述4种可溶性TPI的耐热性能,结果如图2所示。从图2可以看出,4种可溶性TPI(TPI-3、TPI-6、TPI-8和TPI-9)的玻璃化转变温度(Tg)分别为195.3、156.5、226.5、186.2℃。根据文献[9]可知,制作2L-FCCL用TPI的Tg一般为200~280℃。因此,由混合二酐与4,4′-MDI聚合得到的TPI-8符合该要求,其Tg满足高温压合时对铜箔或者热固型PI薄膜的粘接要求,同时为后续的高温压合温度提供参考。根据文献[10]的经验,后续高温压合的温度确定为320℃。
进一步通过TGA测试TPI-8的热稳定性,结果如图3所示。从图3可以看出,TPI-8在400℃之前基本无热失重情况,其2%和5%热分解温度(T2%T5%)分别为464℃和510℃,800℃时的残留率高达61.4%,表明TPI-8具有非常好的热稳定性,能够适应FCCL的制作和使用过程中的耐高温要求。同时,根据Van Krevelen方程[11],由800℃时的残留率(61.4%)可以推导其极限氧指数(LOI)为42.06,远高于难燃材料LOI的下限(27%)要求,表明所制备的TPI-8为阻燃材料。
为了研究TPI-8作为2L-FCCL用TPI粘结材料的尺寸稳定性和力学性能,分别对其进行了TMA测试和力学拉伸测试,结果如图4图5所示。从图4可以看出,TPI-8在50~200℃范围内的CTE为64.25×10-6-1。该结果与文献[1,12]报道的无胶FCCL用TPI热粘结膜的CTE(50~100×10-6-1)相差不大,说明其尺寸稳定性符合要求。
图5可以看出,TPI-8表现出典型的热塑型TPI的拉伸应力-应变特征,即韧性屈服;其拉伸强度为64.52 MPa,断裂伸长率为62.0%。同时通过拉伸曲线还可得到其弹性模量(k)为1.75 GPa,由此表明TPI-8满足用作商品化热固型PI薄膜与铜箔之间的粘结层时对力学性能的要求。
为了表征TPI-8的化学结构,对其薄膜进行了FTIR测试,结果如图6所示。从图6可以看出,在1 775 cm-1和1 716 cm-1波数处分别出现亚胺环上羰基(C=O)的不对称和对称伸缩振动峰;在1 369 cm-1处出现亚胺环上C-N的伸缩振动峰;在744 cm-1处出现亚胺环羰基(C=O)的弯曲振动峰。这些均与文献[13-14]报道PI的特征峰一致,因此可以判断TPI-8含有酰亚胺基团。同时,在2 270 cm-1处没有出现 4,4′-MDI中异氰酸根(-NCO)的特征吸收峰,在1 850 cm-1附近也没有出现BPADA和ODPA中酸酐基的特征吸收峰,表明二异氰酸酯单体和二酐单体均已反应完毕[13-14]。此外,在3 400~3 200 cm-1处只出现了极其微弱的-NCO水解脲基-N-H的伸缩振动吸收峰[14-15],表明TPI-8中水解副产物的含量极少。4,4′-MDI二聚体四元环中的-NCO特征峰(2 295 cm-1)和脲基-C=O伸缩振动特征峰(1 640 cm-1)也没有出现[15]。最后,在1 510 cm-1和3 042 cm-1处出现的吸收峰为苯环的特征峰,在2 969 cm-1和2 872 cm-1处的吸收峰为甲基和亚甲基的特征峰。由此确认了TPI-8的分子结构中含有酰亚胺结构,相关单体已反应完毕且副产物含量极少。
在两种表面经过预处理的PI薄膜上涂覆TPI-8,将样品胶面贴铜箔后在320℃下热压得到相应的FCCL样品。通过测试所得FCCL样品的90°PS来评价其与铜箔的粘接性,测试结果如表2所示。从表2可以看出,在未经任何处理的SPI薄膜上直接涂覆TPI-8得到的复合型PI膜,其与铜箔热压所得2L-FCCL的90°PS极小,平均值为0.47 N/mm;而热碱水处理1 min后90°PS增大到0.76 N/mm,处理3 min后90°PS进一步增大到0.94 N/mm,但是处理5 min后90°PS减小到0.40 N/mm及以下。而由未经处理的UPI得到的2L-FCCL 90°PS极小,仅为0.16 N/mm;处理1、3、5、7 min后90°PS分别增大到0.42、0.48、0.52、0.47 N/mm。
FCCL行业的相关标准(GB/T 13556—2017、IPC 4204A:2013)要求FCCL的90°PS≥0.70 N/mm,即可满足后续的使用要求。因此,本文中SPI薄膜经浓度为5%的NaOH水溶液在60℃下浸泡1~7 min预处理后再涂覆TPI-8得到的复合PI膜,其与铜箔热压后的90°PS可以满足相关标准的要求;但UPI薄膜经相同处理得到的2L-FCCL 90°PS仍达不到行业相关标准的要求。
(1)选择含有柔性结构芳香型二酐单体与二异氰酸酯单体经过一步法成功制备得到可溶性的TPI样品,极大地简化了常规TPI的合成和胶液制备的步骤,同时可以直接用于后续的涂膜工艺。
(2)经过系列筛选确定BPADA和ODPA混合二酐(物质的量之比为1∶1)与4,4′-MDI聚合得到的TPI-8综合性能较好。除了满足可溶液涂覆加工的使用要求外,其Tg(226.5℃)、T2%(464℃)、CTE(64.25×10-6-1),以及拉伸强度(1.75 MPa)、模量(1.75 GPa)和断裂伸长率(62%)等也都符合后续高温压合时对其耐热性、热稳定性、尺寸稳定性和力学性能的要求。此外,通过FTIR验证了其化学结构。
(3)SPI薄膜经浓度为5%的NaOH水溶液在60℃浸泡1 min和3 min后与铜箔热压得到的2L-FCCL 90°PS分别为0.76 N/mm和0.94 N/mm,均满足FCCL行业相关标准的要求;但UPI薄膜经同样处理后得到的2L-FCCL 90°PS仍达不到行业相关标准的要求。
