In order to improve the upper limit temperature and high temperature stability of BaTiO3 for MLCC insulating dielectric material, a Ba1-xCaxTiO3 nano-powder was prepared by using BaCl2·H2O, CaCl2, and H2TiO3 as raw materials and KOH as mineralizer under the condition of 210℃/22 h hydrothermal reaction. The phase structure, microstructure, and dielectric properties of the samples were characterized and analyzed by XRD, SEM, LCR detection methods. The results show that the obtained powders are uniformly dispersed and the particle size is (110±20) nm. The doping of Ca2+ increases the Curie temperature of BaTiO3, and a Ba0.91Ca0.09TiO3 ceramics with 136.2℃of Curie temperature, 1 882 of dielectric constant, and 0.02 of dielectric loss factor are obtained at 1 250℃/2 h. The preparation of MLCC insulating dielectric materials with small particle size, narrow distribution, low agglomeration, and high performance is realized.

为提高MLCC绝缘介质材料BaTiO3的上限温度和高温稳定性,本文以BaCl2·H2O、CaCl2和H2TiO3为原料,KOH为矿化剂,在210℃/22 h水热反应条件下制备了Ba1-xCaxTiO3纳米粉体。利用XRD、SEM、LCR检测手段对样品物相结构、微观形貌和介电性能进行表征分析。结果表明:所得粉体样品均匀分散、粒径细小,粒径为(110±20)nm;Ca2+的掺杂提高了BaTiO3的居里温度,在1 250℃/2 h条件下获得了居里温度为136.2℃、常温介电常数为1 882、介质损耗因数为0.02的Ba0.91Ca0.09TiO3陶瓷,实现了小粒径、窄分布、低团聚、高性能MLCC绝缘介质材料的制备。

In order to improve the upper limit temperature and high temperature stability of BaTiO3 for MLCC insulating dielectric material, a Ba1-xCaxTiO3 nano-powder was prepared by using BaCl2·H2O, CaCl2, and H2TiO3 as raw materials and KOH as mineralizer under the condition of 210℃/22 h hydrothermal reaction. The phase structure, microstructure, and dielectric properties of the samples were characterized and analyzed by XRD, SEM, LCR detection methods. The results show that the obtained powders are uniformly dispersed and the particle size is (110±20) nm. The doping of Ca2+ increases the Curie temperature of BaTiO3, and a Ba0.91Ca0.09TiO3 ceramics with 136.2℃of Curie temperature, 1 882 of dielectric constant, and 0.02 of dielectric loss factor are obtained at 1 250℃/2 h. The preparation of MLCC insulating dielectric materials with small particle size, narrow distribution, low agglomeration, and high performance is realized.

钛酸钡(BaTiO3,BT)具有高的介电常数、低的介质损耗和优良的绝缘性能,作为电容器的绝缘介质层材料,被广泛应用于片式多层陶瓷电容器(MLCC)。随着5G技术和新能源汽车的快速发展,对电子元器件的要求越来越高,以MLCC的工作温度为例,消费型MLCC的工作温度一般为85~125℃,而普通汽车用MLCC的最低温度要求一般为125℃。汽车工作部件发热量大且运行环境狭小,导致工作区域温度高;5G的数据计算量巨大,同时发热量也大,特别容易导致局部高温,所以对MLCC的上限温度及耐高温稳定性提出了更高要求。作为MLCC的绝缘介质层材料,单纯的BaTiO3已难以满足器件对于耐高温的要求,而适量掺杂Ca元素可以使BaCaTiO3的居里温度向高温方向移动,提高器件的耐高温稳定性[1],满足MLCC对于耐高温的要求,因此如何制备满足要求的钛酸钙钡(BaCaTiO3,BCT)粉体是解决问题的关键。
目前,BCT粉体的制备方法以固相法为主,制备的粉体虽可以达到高居里温度,但其介电常数低、介质损耗高,且粉体粒径大[2]、粒度分布宽、团聚严重、容易引进杂质,显然难以满足电子部件对小型化、微型化和高性能的应用需求,因此许多学者都在积极探寻制备BCT粉体的化学方法。化学方法的优点是组成成分在液态前驱体中分散均匀,有助于在低温下合成具有纳米级的颗粒和高纯度的结晶粉体。2015年,K LHOUSSAIN等[3]采用溶胶-凝胶法在900℃条件下制备了Ba0.95Ca0.05TiO3粉体,之后在1 300℃条件下制得了居里温度为136.4℃、介电常数为500的陶瓷;2017年,M SHANDILYA等[4]采用溶胶-凝胶水热法在150℃条件下制得了粒径为300 nm以下的针状圆柱形粉体,但粉体尺寸不均、均匀性较差,之后在1 350℃条件下制得了居里温度为138.0℃、介电常数为1 000、介质损耗因数为0.02的Ba0.75Ca0.25TiO3陶瓷;2018年,D V SAMPAIO等[5]采用蛋白质溶胶-凝胶法在1 100℃条件下制备了Ba0.77Ca0.23TiO3粉体,之后经1 350℃制得了居里温度为130℃、介电常数为250的陶瓷;2019年,M H KHEDHRI等[6]采用溶胶-凝胶法在800℃条件下制备了平均粒径为81 nm的BCT粉体,在1 200℃条件下制得了居里温度为143.9℃、介电常数为600的陶瓷。但已有的研究在粉体介电性能和粉体粒度方面一直没有得到均衡发展,因此,制备介电性能优良且颗粒细小、均匀分散的BCT粉体具有重要意义。
水热法可控性好,制备的粉体颗粒细小、颗粒均匀分散、烧结活性高,本文采用水热法[7]制备粉体的优势,开展了Ba1-xCaxTiO3纳米粉体的制备研究,旨在提高MLCC用BCT绝缘介质材料的上限温度和耐高温稳定性,在此基础上均衡粉体形貌粒度和介电性能的发展。
以BaCl2·H2O、CaCl2和H2TiO3为原料,按照Ba1-xCaxTiO3x=0,0.03,0.06,0.09,0.12)的化学计量比对原料进行配比,将BaCl2·H2O、CaCl2溶于一定量的水中,H2TiO3分散在一定量的乙醇中,将两者混合并搅拌均匀,然后逐滴滴入KOH溶液,混合均匀后移入反应釜内衬中,将内衬装入反应釜外壳,并放入烘箱中在210℃条件下反应22 h,冷却后取出反应釜,样品经去离子水洗涤,过滤烘干后得到Ba1-xCaxTiO3粉体样品。将所得粉体加入浓度为5%的聚乙烯醇(PVA)溶液作为粘结剂进行造粒[8],烘干后取适量样品放入模具中,在5 MPa的压力下保压1 min,得到陶瓷生坯,然后将生坯转移到马弗炉中以5℃/min的升温速率升温到600℃下排胶4 h,再升温到1 250℃下烧结2 h,得到Ba1-xCaxTiO3陶瓷样品。工艺流程如图1图2所示。
采用D8-ADVANCE型X射线衍射仪(XRD)对样品的物相结构组成进行分析;采用HR Evolution型拉曼光谱仪对陶瓷样品的结构组成进行分析;采用Quanta 450 FEG型扫描电子显微镜(SEM)观测样品的形貌;采用X-Max20型光电子能谱仪(EDS)表征粉体样品的元素分布情况;采用Nano Measurer软件测量样品的粒径尺寸和平均粒径;采用ASAP 2020 HD88型全自动比表面及孔隙分析仪来表征粉体的比表面积。为测试样品的介电性能,将陶瓷样品通过丝网印刷镀上银浆,经600℃煅烧30 min成为银电极,采用HP4294A型LCR分析仪测试陶瓷样品的电容和损耗,并通过式(1)计算样品的介电常数。

式(1)中:ε为陶瓷样品的介电常数;C为陶瓷样品的电容(F);d为陶瓷样品的厚度(m);ε0为真空介电常数;S为陶瓷样品的面积(m2);r为电极半径(m)。
图3为Ba1-xCaxTiO3粉体在室温下的XRD图。从图3中可以看出,所有样品都呈现钙钛矿结晶结构[9],经检索与标准PDF卡片(NO.79-2265)相匹配,未发现可识别的杂质峰;同时样品相同角度的衍射峰强度相近,说明样品都有着相近的结晶性[10]。深入XRD分析表明,随着x的增大,即Ca2+含量的增加,衍射峰有展宽并向更高角度偏移的趋势,表明Ca2+在BaTiO3宿主网络中扩散较好[11]。出现这种现象的原因可能是A位的部分Ba2+(半径为1.35 Å)被Ca2+(半径为0.99 Å)取代,促进了晶格收缩,缺陷堆叠后导致峰展宽偏移。通过对XRD图谱进行精修得到其晶格常数如表1所示。
表1可知,当Ca2+取代BaTiO3网络中的Ba2+时,晶格常数abc均减小,这是由于Ca2+的尺寸比Ba2+的尺寸小,Ca2+部分取代Ba2+后引起BaTiO3晶格网络的局部畸变,库仑相互作用增加,这是Ti-O键距离收缩导致的[12]。相比x=0.09,x=0.12时的晶格常数abc均增大,衍射峰稍稍向低角度偏移,这可能是过量的Ca2+取代了B位的Ti4+(半径为0.61 Å)导致的。使用EDS对Ba0.91Ca0.09TiO3粉体样品中的Ca及其他元素的分布情况进行表征,得到图4 Ba0.91Ca0.09TiO3粉体的扫描元素分布图。由4图可知,Ba、Ca、Ti、O 4种元素均匀分布,Ca元素均匀分布在其他元素之间,没有出现元素聚集现象。元素分散的均匀性对陶瓷的性能有着至关重要的作用,有利于获得高质量的介电陶瓷。
图5为Ba1-xCaxTiO3粉体样品的SEM和粒径分布图。从图5中可以看出,所有样品颗粒形貌呈类球形,颗粒均匀分散,这是因为水热反应使反应物混合更均匀,颗粒尺寸和形貌更容易控制。随着Ca2+掺杂量的增加,粉体的分散性有所下降,颗粒间出现团聚粘连现象,颗粒粒径逐渐减小,表明Ca2+的加入抑制了BaTiO3的晶粒生长;当x增大到0.12时,有较大颗粒产生,这证实了XRD分析得出Ca2+进入B位的结论。从每个粉体样品的SEM图像中随机选择超过100个颗粒进行测量,绘制Ba1-xCaxTiO3粉体的粒径分布直方图,得到每个样品的粒径分布和平均粒径信息,表2给出了Ba1-xCaxTiO3粉体样品的平均粒径和比表面积。由表2可知,随着Ca2+掺杂量x的增加,粉体的平均粒径先减小后增大,进一步证实了前面得出的Ca2+进入A位取代Ba2+,饱和后进入B位的结论。
图6为Ba1-xCaxTiO3陶瓷样品在室温下的XRD图,其衍射峰与标准PDF卡片(NO.74-2491)相对应。
图6中可以看出,Ba1-xCaxTiO3陶瓷在2θ=31°附近的最强峰值随Ca2+含量的增加而降低,说明BaTiO3陶瓷的结晶对Ca2+的浓度十分敏感;同时随着Ca2+浓度的增加最强峰的半峰宽逐渐增大,表明Ca2+在陶瓷中具有良好的分散性。在2θ=45°附近的衍射峰分裂为两个峰,表明Ba1-xCaxTiO3陶瓷在室温下的立方相和四方相共存,随着Ca2+含量的增加,峰分裂的程度逐渐加大,(002)晶面衍射峰的强度逐渐减弱,(200)晶面衍射峰的强度逐渐增强,两者的强度差距逐渐减小,证明随着Ca2+掺杂量的增加,Ba1-xCaxTiO3陶瓷有四方相向立方相转变的趋势。
图7为陶瓷样品在室温下的Raman图谱。从图7可以看出,所有样品在181 cm-1[A1(TO1)]、265 cm-1[A1(TO2)]、300 cm-1[B1,E(LO+TO)]、518 cm-1 [A1(TO3),E(TO)]和721 cm-1[A1(LO),E(LO)]附近都有特征峰,属于钙钛矿结构。其中181 cm-1处的共振凹陷与300 cm-1和721 cm-1处的峰为四方相钛酸钡特征峰[13];265 cm-1和518 cm-1处的峰为立方相钛酸钡特征峰。晶体学研究表明[14],钛酸钡具有如下拉曼活性模式:4E(TO+LO)+3A1(TO+LO)+B1(TO+LO)。有研究已经证实了模式E(TO+LO)的组合影响300 cm-1处模式的形成[15],这是因为Ti原子在TiO6八面体中发生位移导致的,表明四方相BaTiO3存在固有的结构畸变。
一方面,对于x=0,在515 cm-1和717 cm-1处观察到特征峰,而对于x=0.03,特征峰向高波数方向移动,在516 cm-1和 718 cm-1处观察到特征峰,这是由于BaTiO3中的Ba2+被Ca2+取代,导致CaBa缺陷形成。随着x的增大,四方相在721 cm-1附近的特征峰强度大幅降低,表明晶格畸变有从四方相转变为立方相的趋势,XRD分析也证实了这一点。另一方面,随着x的增大,可以观察到特征峰向较低波数的转变,当x=0时,在302 cm-1处观察到特征峰,而对于x=0.03,在300 cm-1处观察到特征峰,这两种振动模式归因于Ti-O键的振动[16]。此外,Ca2+掺入到BaTiO3中会引起与A1(TO)模式相对应的一些拉曼谱带的扩大,同时伴随着B1+E(LO+TO)模式的强度降低,这是相无序性的结果。
图8为Ba1-xCaxTiO3陶瓷样品的SEM图。从图8中可以看出,陶瓷的结晶非常致密、孔隙率较低、晶粒尺寸较为均匀,随着Ca2+掺杂量的增加,陶瓷平均晶粒尺寸逐渐变小,晶粒尺寸为1.91 µm(BaTiO3)~0.85 µm(Ba0.91Ca0.09TiO3),但在x=0.12时出现反常。据文献报道[17-19],粒径尺寸变化是诱导所有材料产生机械应力的重要因素,陶瓷中的机械应力对内应力的产生起着非常重要的作用。在BaTiO3陶瓷中,内应力是在立方相向四方相转变过程中产生的。在不同晶粒尺寸的陶瓷中,内应力是不同的,因为这种应力随着90°畴孪晶的形成而减小。在大型晶粒陶瓷中,层状能带结构可以在3个维度上释放应力;在细粒陶瓷中,简单的层状结构仅在二维中产生应力[20];在超细粒陶瓷中,90°畴不能产生应力。因此,内应力随着晶粒尺寸的减小而增加[21]。一般来说,在这些类型的陶瓷中,随着晶粒尺寸减小到微米尺度,铁电相的介电常数先增大后减小,在0.8~1 μm的晶粒尺寸附近得到最大介电常数。由此可见,Ba1-xCaxTiO3陶瓷符合晶粒尺寸效应的条件,这得益于粉体颗粒及Ca2+掺杂的高均匀性、分散性和粉体的高活性。
图9为陶瓷样品在室温~190℃、10 kHz下的介电温谱图。从图9可以看出,各样品的介电常数随温度的升高逐渐增大,在居里温度时达到最大值,然后在高于居里温度后立即减小,这表明在居里温度点发生了相变,此时,带负电的O2-和带正电的Ti4+从它们的对称位置发生位移,Ba1-xCaxTiO3从铁电相(极化状态)转变为顺电相(非极化状态),即从四方相(非中心对称)转变为立方相(中心对称)。从图9还可以看出,随着Ca2+掺杂量x的增大,Ba1-xCaxTiO3陶瓷样品的介电居里峰展宽并且降低,出现介电弥散现象;当x≤0.09时,随着的增加,材料的居里温度有规律的向高温方向移动,这表明掺杂Ca2+的均匀分散性较好,在x=0.09时,居里温度达到最高,为136.2℃,这是Ca2+取代A位的Ba2+产生晶格畸变使Ba1-xCaxTiO3由四方相向更稳定的立方相转变的结果。有关研究认为在原子尺度上,所有掺杂都是成分无序的,即Ba1-xCaxTiO3中不同的阳离子(Ca2+和Ba2+)或多或少的随机分布在等效晶格位上,导致随机定向偶极子和局部随机场的产生[22],这些偶极子和随机场甚至存在于宏观和介观非极性的顺电相中。Ba1-xCaxTiO3在生成过程中会产生极性纳米区域,这些极性纳米区域是由非极性基质分隔的自发极化的纳米级(通常为2~10 nm)区域[23],这些区域产生了影响偶极子动力学的局部随机场,阻碍着Ba1-xCaxTiO3的顺电相变,所以居里温度向高温方向移动。当x≥0.09时,材料的居里温度向低温方向移动,这可能是A位的取代已趋于饱和,剩余的Ca2+取代了B位的Ti4+导致的。由此可见,Ca2+掺杂已经改变了BaTiO3的介电温度特性。表3对文献报道的Ba1-xCaxTiO3与本文的结果进行了对比。从表3可以看出,本文以水热法制备的尺寸细小且均匀分散的Ba0.91Ca0.09TiO3粉体,获得了居里温度为136.2℃、常温介电常数为1 882、介质损耗因数为0.02的陶瓷,介电性能明显优于现有文献的报道。
本文证明了MLCC用绝缘介质材料BaTiO3以水热法进行Ca2+掺杂的可行性,以BaCl2·H2O、CaCl2和H2TiO3为原料,在水热工艺条件下,制备了平均粒径为92 nm,均匀性、分散性优良的Ba0.91Ca0.09TiO3纳米粉体;并以此获得了居里温度为136.2℃、介电常数为1 882、介质损耗因数为0.02的Ba0.91Ca0.09TiO3陶瓷,Ca2+的掺杂改善了BaTiO3的温度特性,实现了同时具备粒径小、分布窄、分散性高和高居里温度、高介电常数、低介质损耗的钛酸钙钡纳米粉体的制备,为高温MLCC的制备提供了原料选择。
