To address the problems of poor solution processability, high dielectric constant, and low adhesion of thermoplastic polyimide (TPI) used for adhesive-free flexible copper clad laminates (FCCL), a soluble easter-containing TPI (PI-10) was synthesized via a two-step method involving solution copolycondensation and chemical imidization. Then PI-10 was chemically modified with dicyclopentadiene epoxy resin (HP7200) and fabricated into FCCL. Firstly, the chemical structure of PI-10 was confirmed by FTIR and ¹H-NMR, and then its organic solubility and molecular weight were tested. Subsequently, the curing kinetics behavior and process of HP7200 modified PI-10 (PI-10/HP7200) were investigated by non-isothermal DSC analysis. Finally, the properties of PI-10, PI-10/HP7200, and the prepared FCCL were studied. The results show that PI-10 has good organic solubility and high molecular weight. Compared with PI-10, the tensile strength of PI-10/HP7200 film increases from (97.37±1.68) MPa to (102.25±4.77) MPa, and the dielectric constant (Dk) at 10 GHz decreases from 3.10 to 2.83. However, its glass transition temperature (Tg) decreases from 213.5℃ to 204.2℃, the 5% weight loss temperature (Td5) decreases from 496.9℃ to 451.8℃, and the coefficient of thermal expansion (CTE) within 50-150℃ increases from 66.20×10-6-1 to 73.15×10-6-1, water absorption increases from 2.59% to 3.57%, and the dielectric loss factor (Df) at 10 GHz increases from 0.009 5 to 0.015 8. In addition, PI-10/HP7200 significantly enhances the 90° peel strength of the prepared FCCL, achieving a maximum increase of about 77% compared to PI-10 without sacrificing other properties, reaching 2.12 N/mm.

针对无胶型挠性覆铜板(FCCL)用热塑性聚酰亚胺(TPI)的溶液加工性差、介电常数高和粘接性低的问题,本文通过溶液共缩聚和化学亚胺化两步法合成了一种可溶解的含酯基TPI(PI-10),再用双环戊二烯环氧树脂(HP7200)对其进行化学改性并制成FCCL。首先通过FTIR和1H-NMR确认了PI-10的化学结构,然后测试了其有机溶解性和分子量,接着通过非等温DSC分析研究了HP7200改性PI-10(PI-10/HP7200)固化动力学行为及工艺,最后对PI-10、PI-10/HP7200以及制备的FCCL性能进行了研究。结果表明:PI-10具有较好的有机溶解性和较高的分子量。与PI-10相比,PI-10/HP7200薄膜的拉伸强度由(97.37±1.68)MPa提高到(102.25±4.77)MPa,10 GHz下的Dk由3.10降低到2.83;但其Tg由213.5℃降到204.2℃,Td5由496.9℃降到451.8℃、50~150℃内CTE由66.20×10-6-1提高到73.75×10-6-1,吸水率由2.59%增加到3.57%,10 GHz下的Df由0.009 5增加到0.015 8。此外,PI-10/HP7200显著提高了所制备FCCL的90°剥离强度,在不牺牲其他指标的前提下该值较PI-10最大提升了约77%,达到2.12 N/mm。

针对无胶型挠性覆铜板(FCCL)用热塑性聚酰亚胺(TPI)的溶液加工性差、介电常数高和粘接性低的问题,本文通过溶液共缩聚和化学亚胺化两步法合成了一种可溶解的含酯基TPI(PI-10),再用双环戊二烯环氧树脂(HP7200)对其进行化学改性并制成FCCL。首先通过FTIR和1H-NMR确认了PI-10的化学结构,然后测试了其有机溶解性和分子量,接着通过非等温DSC分析研究了HP7200改性PI-10(PI-10/HP7200)固化动力学行为及工艺,最后对PI-10、PI-10/HP7200以及制备的FCCL性能进行了研究。结果表明:PI-10具有较好的有机溶解性和较高的分子量。与PI-10相比,PI-10/HP7200薄膜的拉伸强度由(97.37±1.68)MPa提高到(102.25±4.77)MPa,10 GHz下的Dk由3.10降低到2.83;但其Tg由213.5℃降到204.2℃,Td5由496.9℃降到451.8℃、50~150℃内CTE由66.20×10-6-1提高到73.75×10-6-1,吸水率由2.59%增加到3.57%,10 GHz下的Df由0.009 5增加到0.015 8。此外,PI-10/HP7200显著提高了所制备FCCL的90°剥离强度,在不牺牲其他指标的前提下该值较PI-10最大提升了约77%,达到2.12 N/mm。

To address the problems of poor solution processability, high dielectric constant, and low adhesion of thermoplastic polyimide (TPI) used for adhesive-free flexible copper clad laminates (FCCL), a soluble easter-containing TPI (PI-10) was synthesized via a two-step method involving solution copolycondensation and chemical imidization. Then PI-10 was chemically modified with dicyclopentadiene epoxy resin (HP7200) and fabricated into FCCL. Firstly, the chemical structure of PI-10 was confirmed by FTIR and ¹H-NMR, and then its organic solubility and molecular weight were tested. Subsequently, the curing kinetics behavior and process of HP7200 modified PI-10 (PI-10/HP7200) were investigated by non-isothermal DSC analysis. Finally, the properties of PI-10, PI-10/HP7200, and the prepared FCCL were studied. The results show that PI-10 has good organic solubility and high molecular weight. Compared with PI-10, the tensile strength of PI-10/HP7200 film increases from (97.37±1.68) MPa to (102.25±4.77) MPa, and the dielectric constant (Dk) at 10 GHz decreases from 3.10 to 2.83. However, its glass transition temperature (Tg) decreases from 213.5℃ to 204.2℃, the 5% weight loss temperature (Td5) decreases from 496.9℃ to 451.8℃, and the coefficient of thermal expansion (CTE) within 50-150℃ increases from 66.20×10-6-1 to 73.15×10-6-1, water absorption increases from 2.59% to 3.57%, and the dielectric loss factor (Df) at 10 GHz increases from 0.009 5 to 0.015 8. In addition, PI-10/HP7200 significantly enhances the 90° peel strength of the prepared FCCL, achieving a maximum increase of about 77% compared to PI-10 without sacrificing other properties, reaching 2.12 N/mm.

随着DeepSeek R1等智能AI模型的问世,对相关数据处理或传输用电子器件中柔性印制电路板(FPC)及其基材的层间介质材料的可靠性,包括介电、热学、力学性能和界面粘接性等提出了更高的要求[1-2]。目前,应用于FPC的低介电薄膜材料主要为液晶聚合物(LCP)和改性聚酰亚胺(MPI),虽然二者均具备优异的介电性能,但前者因加工要求较高、原料来源受限和价格高等问题,逐渐被后者所取代。但是常规的热固性PI薄膜需要单独的胶粘剂才能粘附到铜箔上,且介电性能无法保障,而普通的热塑性PI(TPI)虽然可以直接通过高温热压粘附到铜箔上,但是其粘接性仍然相对偏低,且介电常数(Dk)也相对偏高[3-4]
改性环氧树脂(EP)虽已被证明能显著改善界面粘接性,但常规固化体系中因引入了强极性的羟基而导致材料介电常数(Dk)与介电损耗(Df)较高,无法满足高频通信应用的要求[5]。如何平衡粘接性与介电性能已成为高频电子材料研究的核心难题。
活性酯的出现为解决这一矛盾带来了希望。研究显示,活性酯与环氧基反应生成一个酯键和一个醚键,不产生极性羟基,从而避免极性基团对介电性能的不利影响。从结构上,活性酯可分为小分子活性酯和聚合物活性酯,二者根据各自的特点可以满足不同的应用需求,但总体上聚合物活性酯因其结构多样性和固化物综合性能更优成为当前研究的热点和重点[6]。例如,周芥锋等[7]研究发现,双酚A型活性酯(H5090)固化的双环戊二烯环氧树脂(DCPD环氧)体系,在1 MHz下的DkDf分别低至3.17和0.012。LIN C M等[8]利用二环戊二烯衍生的聚酯类物质作为DCPD环氧的固化剂,由此制备的环氧热固性材料在1 GHz下的DkDf分别为2.76~2.88和0.012 5~0.015 4。MENG H等[9]用自制的两种活性酯封端的聚芳醚酮(BPAPK和TMPK)分别作为DCPD环氧的固化剂,测试发现两种固化物在1 MHz下的DkDf分别为3.15~3.32和0.007 8~0.008 5。XU C A等[10]制备了一种基于香草醛的活性酯固化剂并发现由其制备的电子设备用环氧防腐涂层在10 MHz下的DkDf分别低至3.64和0.029 1。ZHANG F等[11]研究发现,芴基活性酯可以显著改善SiO2/环氧复合材料在用于电子封装时的高频介电性能,其在20 GHz下具有超低的Dk(2.4)和Df(0.003 7)。CHEN C H等[12]以FPC最常用的电介质材料PI为研究对象,借鉴负性光刻胶用光敏PI(PSPI)的经验,研究了侧链含有甲基丙烯酸酯结构的可溶性PSPI和DCPD环氧复合物在受热和光照双重条件下由热塑性向热固性的转变,由此制得的改性复合材料的DkDf分别低至2.9和0.01。以上研究均以含有活性酯结构的聚合物作为环氧固化剂,相关的固化物虽然比常规环氧固化物表现出较低的DkDf,但大部分还没有达到5G通讯用FPC中支撑或层间粘接电介质材料介电性能的要求,同时以上研究的材料对象均属于基于环氧热固性树脂的硬质覆铜板(CCL)范畴,无法满足FPC的耐挠曲或耐弯折的基本要求。
此外,相对于小分子活性酯,聚合物活性酯需考虑聚合物的溶解性、反应活性和相容性等问题[6]。例如大多含酯结构的聚酯酰亚胺因分子链刚性大、溶解性差,限制了其在PI/EP复合体系中的应用。
鉴于此,本文选用特定的二胺与二酐,经分子设计,溶液共缩聚和化学亚胺化两步法制备含酯基的可溶解聚酰亚胺(PI-10),通过FTIR和1H-NMR测试其化学结构,然后测试其有机溶解性和分子量以从理论上确认其溶液加工性和成膜性。接着用适量的低介电环氧树脂(HP7200)对PI-10进行化学改性,并制成相应的FCCL。最后通过对比测试PI-10和其改性固化物薄膜(PI-10/HP7200),以及相应FCCL的各项性能指标,希望能为获得可溶液加工、介电常数低和粘接性高的FCCL用改性TPI材料提供研究基础。
双(4-氨基苯基)对苯二甲酸酯(BAPT)、4,4′-二氨基二苯甲烷(MDA)和双酚A型二醚二酐(BPADA),天津众泰材料科技股份有限公司,其中BAPT和MDA使用前需在120℃下真空干燥12 h,BPADA使用前需在150℃下真空干燥12 h;N-甲基吡咯烷酮(NMP),国药集团化学试剂有限公司,使用前需经CaH2回流后减压蒸馏,再经干燥的4Å型分子筛干燥24 h;双环戊二烯环氧树脂(HP7200,环氧当量为279 g/eq),日本DIC株式会社;2-乙基-4-甲基咪唑(2E4MI,分析纯),成都艾科达化学试剂有限公司;电解铜箔(TGFB-HTE),厚度为35 μm,苏州福田金属有限公司。
含酯基的PI树脂(PI-10)采用溶液共缩聚和化学亚胺化两步法合成。具体步骤:向100 mL三口瓶中加入BAPT(0.3 mmol)、MDA(2.7 mmol)以及一定量的NMP,冰水浴中搅拌溶解后再一次性加入BPADA(3.0 mmol)和适量的NMP,调整质量分数为12.5%。继续冰水浴搅拌反应6 h得到黏稠、透明的聚酰胺酸(PAA)溶液。再加入适量的乙酸酐、吡啶和三乙胺混合溶液,室温搅拌1 h后依次升温至60℃和100℃各反应1 h和4 h。冷却后将反应液倒入至乙醇和水(体积比为1∶1)的混合液中析出,并用乙醇洗涤数次,最后将固体在150℃下真空干燥12 h。此外,通过同样的方法合成不含酯基(即MDA和BPADA)的PI(标记为PI-0)作为对比。
将上述PI树脂溶解于NMP中,制得质量分数为10%的PI溶液。将该溶液倒于干净的玻璃基板上并用刮刀刮涂成一定厚度的湿膜,然后将其置于80℃的鼓风烘箱中烘烤6 h,接着在真空烘箱中分别于120、150、180、200、250℃下各处理1 h。最终通过热水脱模和干燥步骤,得到厚度为(25±3)μm的PI薄膜。
将计量的PI树脂溶解于CHCl3中,然后加入适量的环氧树脂HP7200,待溶解完全后再加入计量的固化促进剂2-乙基-4-甲基咪唑(2E4MI)并快速混匀,得到改性PI胶液。接着将该胶液倒在玻璃基板上刮涂,50℃下干燥10 min后制得厚度为(25±3)μm且未固化的改性PI薄膜。
将未固化的改性PI薄膜经过非等温DSC固化动力学确定的固化工艺热处理后,即可得到固化的改性PI薄膜。
将上述PI薄膜或未固化的改性PI薄膜,置于两张电解铜箔的处理面之间,形成“铜箔/PI薄膜或未固化的改性PI薄膜/铜箔”的“三明治”结构。然后将其置于夹具内经DSC分析确定的理论固化成型工艺处理后,制得相应的双面FCCL样品。
(1)傅里叶变换红外光谱(FTIR):采用德国Bruker BioSpin公司的TENSOR27型傅里叶变换红外光谱仪进行测试,全反射(ATR)模式,扫描范围为4 000~500 cm-1
(2)核磁共振氢谱(1H-NMR):采用德国Bruker BioSpin公司的AVANCE III HD 400型核磁共振波谱仪进行测试,溶剂为CDCl3或DMSO-d6,试剂为四甲基硅烷。
(3)溶解性:按浓度为10 mg/mL将待测PI树脂放入相应的有机溶剂中,分别在常温下浸泡24 h或在80℃下浸泡4 h,观察溶解状态。
(4)凝胶渗透色谱法(GPC):使用美国Agilent公司的1260型GPC系统进行测试。以聚苯乙烯(PL2010-0201)为标样,CHCl3为流动相,流速为
1 mL/min。由此依次测得数均分子量(Mn)、重均分子量(Mw)、Z均分子量(Mz)和分子量分布系数(Dp)。
(5)差示扫描量热分析(DSC):采用美国TA公司的Q-20型差示扫描量热仪进行测试,N2气氛,测试温度为室温至300℃,升温速率分别为5、10、15、20℃/min。
(6)X射线衍射分析(XRD):选用荷兰PANalytical公司的X’ Pert Powder型广角X射线衍射仪进行测试,发射源为Cu-Kα,扫描速度为10º/min,扫描范围为5º~60º。
(7)热重分析(TGA):采用德国Netzsch公司的TG 209 F3型热重分析仪进行测试,N2气氛,测试温度为室温至800℃,升温速率为20℃/min。
(8)静态热机械分析(TMA):采用美国TA公司的Q-400型静态热机械分析仪进行测试,N2气氛,测试温度为室温至200℃,升温速率为10℃/min。
(9)力学性能:采用深圳三思纵横科技股份有限公司的UTM4204X-SUNS型电子万能试验机进行测试,样条规格为50 mm×5 mm,拉伸速率为2 mm/min。
(10)吸水率:将125℃干燥过的样品在去离子水中室温浸泡24 h后取出,快速拭干样品表面的水分后称重,通过计算质量增加的百分数来测定其吸水率。
(11)介电常数(Dk)和介电损耗(Df):采用美国Agilent公司的N5225B型矢量网络分析仪,参照IPC-TM-650的SPDR法进行测试,测试频率为3 GHz、10 GHz。
(12)90°剥离强度(90°PS):采用广东正业科技股份有限公司的Instron H10KS型剥离强度测试仪,参照IPC-TM-650进行测试,结果取3次测试的平均值。
(13)288℃耐浮焊性:采用广东正业科技股份有限公司的PZ-SB-18型可焊性测试仪,参照IPC-TM-650进行测试,测试时间为10 s。测试通过记作“OK”,不通过记作“NO”。
通过FTIR对两种PI的化学结构进行定性分析,结果如图1所示。从图1可以看出,两种薄膜均在1 775、1 711、1 366、744 cm-1处出现了酰亚胺环的特征吸收峰,同时分别在1 659 cm-1和1 545 cm-1处的酰胺基的C=O伸缩振动特征峰和C-N伸缩振动特征峰基本都消失,由此说明两种PI均已成功合成且亚胺化完全[13]。但由于BAPT加入量较少且其中对苯二甲酸酯结构中的C=O特征峰与PI中的C=O特征峰重叠,故在FTIR谱图中难以区分酯基的引入。图2为含酯二胺BAPT、不含酯基的PI-0和含有酯基的PI-10的1H-NMR谱图。从图2可以看出,BAPT的对苯二甲酸酯结构中苯环上的H质子在PI-10中被检出,由此可以确认含有酯基的BAPT单元被成功引入到PI-10的分子结构之中。
本研究涉及的PI及其改性物需要制成薄膜才能制备相应的FCCL,其制备过程依次为湿法(即溶液法)流延成膜和热压工艺,PI树脂的有机溶解性和成膜性是湿法流延成膜工艺必须考虑的首要因素。首先,测试了两种PI树脂在6种不同沸点的有机溶剂中的溶解性,结果如表1所示。从表1可以看出,含有酯基的PI-10与不含酯基的PI-0在室温下均可溶于NMP、N,N-二乙基乙酰胺(DMAc)和氯仿(TCM),前者在加热下还可溶于环己酮(CHA)、二氧六环(DOX)和四氢呋喃(THF)中,后者在室温下即可溶于DOX,在CHA和THF中则同样需要加热才能溶解。由此可知含酯基PI树脂在常见的强极性有机溶剂中具有良好的溶解性。
由于PI的分子量是影响其成膜性最关键的因素之一,通过GPC对所得PI的分子量进行了测试,结果见表2。从表2可以看出,两种PI的MnMwMz值均较高,分别都在1.0×105、1.8×105和2.5×105 g/mol以上,且二者的Dp也都小于1.9,均满足文献[14]报道的综合性能较好的PI对其分子量的要求。
在考察了基础PI树脂的溶解性和成膜性,并确定了其化学结构之后,继续通过添加适量环氧树脂HP7200对所得含酯基PI-10进行化学改性,因此研究改性物的固化行为和工艺成为保障其后续应用性能的必要步骤之一。
通过DSC分析测试了含酯基PI-10、环氧树脂HP7200(环氧基与其酯基等摩尔比)和固化促进剂2E4MI的混合物(配方为100份PI-10+7.7份HP7200+0.038 5份2E4MI,标记为PI-10/HP7200)在升温过程中的热流变化,同时测试同比例下PI-0替代PI-10后的混合物(标记为PI-0/HP7200)以及不含PI-10的混合物(配方为HP7200+0.5份2E4MI,标记为HP7200)的热固化行为,结果如图3所示。从图3可以看出,纯环氧树脂HP7200在促进剂作用下的固化反应放热峰在120~180℃,PI-0/HP7200体系的固化反应放热峰在100~160℃,与纯HP7200固化的放热范围基本相同。说明PI-0/HP7200体系主要以促进剂催化HP7200的自交联反应进行。而含酯基的PI-10/HP7200体系的固化反应放热峰明显处于更高的温度范围(170~290℃),说明此体系可能发生了其他类型的固化反应,这可能与PI-10中的活性酯结构有关。
为进一步研究PI-10/HP7200的固化行为,分别测试其在5、10、15、20℃/min升温速率(β)下的非等温DSC曲线,如图4所示,并将不同升温速率下固化峰的起始温度(Ti)、峰值温度(Tp)和终止温度(Tft)列于表3中。从图4表3可知,不同升温速率下的DSC曲线均在150~300℃出现了一个较宽的隆起状固化放热峰,且放热峰的TiTpTft随升温速率的增加逐渐向高温方向移动,由“低而缓”向“高且锐”变化。这是因为随着升温速率的增加,固化反应出现滞后,且在高温下的固化反应更快,导致放出的热量更多,因此放热峰强度有所增强。
根据相关经验,将3个特征温度(TiTpTft)对不同升温速率作图可得到特征温度线性拟合直线,如图5所示。由此外推到升温速率为0时分别得到其理论凝胶温度、理论固化温度和理论后处理温度,依次为154.7、208.9、284.5℃。结合实际经验[15],固化工艺需要在此基础上各加20℃左右,故PI-10/HP7200体系的实际最佳固化温度分别为175、225、305℃。
为了从理论上预测固化时间,需要建立固化动力学方程。根据经典的Kissinger方程[16]、Ozawa方程[17]和Arrhenius方程的要求,将-ln(β/Tp2)和lnβ分别对1 000/Tp作图并进行线性拟合,结果如图6所示。
图6中拟合的直线斜率分别计算得到两个方程的活化能Ea1Ea2分别为85.72 kJ/mol和89.52 kJ/mol。取二者的平均值,得到PI-10/HP7200的平均活化能(Ea)为87.62 kJ/mol。由此还可进一步计算出频率因子(A)为3.18×108,平均反应级数(n)为0.93,进而得到其等温固化时的反应动力学方程如式(1)所示,α(t)表示转化率α以时间t为变量的函数。由此从理论上分别预测在上述3个温度(175、225、305℃)下等温实现100%固化的时间分别约为445、44、3 min,从而为后续制备FCCL的热处理提供参考。

在确定了改性PI-10的固化工艺后,进一步通过FTIR对其固化前后的化学结构变化进行了测试,结果如图7所示。从图7可以发现,与PI-10相比,PI-10/HP7200固化前后在1 775、1 711、1 366、744 cm-1处的PI特征吸收峰均没有明显的变动,表明PI-10/HP7200固化后基体树脂PI-10的主要化学结构没有发生明显的变化。同时,相较于PI-10,PI-10/HP7200固化前在916 cm-1处出现了明显的环氧基特征峰,固化后此处的吸收峰强度有明显的降低。且固化后该吸收峰强度与苯环在1 500 cm-1处吸收峰强度(作为参考值)的比值,较固化前下降了约34%,由此说明环氧基参与了固化反应。此外,PI-10/HP7200固化后在3 500 cm-1附近未出现明显的羟基特征峰,表明固化反应是2E4MI催化PI-10中的酯基与HP7200中的环氧基发生反应,并未生成新的羟基。
图8为两种PI及PI-10/HP7200固化物的XRD谱图。从图8可以看出,3种薄膜在10º~35º均只出现一个大且宽的衍射峰,说明均主要为无定形的非晶态物相结构。对比发现,含酯基的PI-10与不含酯基的PI-0表现出比较接近的衍射峰形状和强度,表明二者的物相结构非常接近;而PI-10/HP7200固化物的衍射峰的位置变化不大,但其强度明显降低。这是因为PI-10的酯基与HP7200的环氧基之间的反应使PI-10/HP7200固化物中形成了一定的交联网状结构,进而影响了其分子链间的堆积密度。
通过DSC、TGA和TMA依次对两种PI及PI-10/HP7200薄膜的耐热性、热稳定性和热膨胀系数进行了测试,结果分别如图9图10图11所示。
图9的DSC曲线可知,引入适量的BAPT并未对所得PI-10的耐热性产生影响,Tg约为213.5℃。这是因为BAPT的添加量较少,以及在二酐含量保持不变的情况下,二胺对Tg的影响有限[18]。然而,由于PI-10/HP7200固化后形成的网络结构相对较疏松,PI-10/HP7200薄膜的Tg显著降低,与未改性的PI-10相比下降了大约10℃,为204.2℃。
图10的TGA曲线和表4列出的TGA相关数据发现,两种PI在450℃之前均没有肉眼可见的失重,其中PI-10的5%热失重温度(Td5)为496.9℃,10%热失重温度(Td10)为510.7℃,均明显低于PI-0的Td5(509.5℃)和Td10(523.1℃),这与BAPT结构中的酯键热分解温度较低有关[19]。同时,PI-10/HP7200固化物则在340℃之前没有明显的失重,其Td5Td10分别为451.8℃和503.7℃,均比未改性PI-10低,这与HP7200中双环戊二烯结构中含有热稳定性更差的脂肪族结构有关。由于本研究中的PI-10或PI-10/HP7200主要用于制作FPC基材,其热稳定性的测试主要是为了满足后续制作或应用过程中的耐锡焊(一般为288℃)等可靠性要求。由以上结果可知,两者均具有较好的热稳定性。
图11的TMA测试结果显示,不含酯基的PI-0在50~150℃的线性热膨胀系数(CTE)值为77.13×10-6-1,PI-10在此温度范围内的CTE值降低至66.20×10-6-1,这主要是极性双酯基的引入增加了其分子链间的相互作用从而限制了其热膨胀行为。而PI-10/HP7200薄膜的CTE值为73.75×10-6-1,较未改性的PI-10有一定的增大,但比PI-0略低。虽然HP7200改性PI-10会使其形成交联网络结构,但因HP7200脂肪族结构的引入,对其尺寸稳定性的负面影响更甚。即便如此,3种薄膜的CTE值并没有超出典型TPI的CTE范围(50×10-6~100×10-6-1),这为其后续在FCCL中的应用提供了基础保障。
通过拉伸试验测试两种PI及PI-10/HP7200薄膜的力学性能,其典型的应力-应变曲线如图12所示,相关数据列于表5。由图12表5可以发现,含酯基PI-10薄膜的拉伸强度较不含酯基的PI-0有明显的增强,弹性模量略有下降,同时断裂伸长率略有增加。而PI-10/HP7200薄膜的拉伸强度和弹性模量与PI-10薄膜相比又均有一定程度的提升,但断裂伸长率略有下降。这些变化主要还是因为PI-10//HP7200固化后的分子间形成了交联网状结构。
PI作为FPC基材用绝缘基膜时,其吸水性和介电性能对基材的可靠性评价也至关重要。两种PI及PI-10/HP7200薄膜的吸水率以及分别在3 GHz、10 GHz频率下的DkDf测试结果列于表6。由表6可知,BAPT单元中极性酯基的引入,使PI-10表现出相对紧密的分子排列结构,从而赋予其较低的吸水率,仅为2.59%。但因极性酯基具有相对较大的偶极矩,故PI-10在10 GHz下的Dk值相对较高(3.10)。同时,由于BAPT单元含量较少使得PI-10并未形成液晶结构,导致其Df值在3 GHz下为0.009 5,并未如多数液晶PI那样低。此外,HP7 200对PI-10的改性降低了其固化薄膜的Dk值,特别是在10 GHz下Dk值低至2.83,但是其Df值明显增加,如10 GHz下增加了66.3%,达到0.015 8。这可能是由于PI-10中酯基的含量较低(质量分数约为4.8%),其与HP7200反应生成具有一定交联密度的网络结构有限,呈现相对零散的大分子网络。这种零散的网络结构以及HP7200的脂肪族结构有利于降低材料的体积极化率,但不利于限制偶极子在交变电场中的运动,从而导致Dk降低但Df增加。
基于以上两种PI和PI-10/HP7200的各项性能研究结果,进一步对不同含量HP7200(0~10.0份)改性PI制备而得的双面FCCL样品的90°剥离强度和288℃耐浮焊性进行测试,具体结果如表7所示。由表7可知,PI-0制备的FCCL的90°PS值为1.45 N/mm,显著高于PI-10制备的FCCL的90°PS值(1.20 N/mm)。经过HP7200改性处理后,所得FCCL的抗剥离性能得到显著提升,特别是在HP7200用量不超过7.5份的情况下,FCCL的90°PS值均超过2.00 N/mm。然而,当HP7200用量继续增至10.0份时,由PI-0所得FCCL的90°PS值出现显著下降,而PI-10所得FCCL的90°PS值下降幅度较小,仍保持在1.93 N/mm的较高水平。
不同用量HP7200改性PI-0制得的FCCL耐浮焊性总体上不及等量HP7200改性PI-10制得的FCCL,前者在HP7200用量较少(0~2.5份)时对FCCL的耐浮焊性影响较小,但用量增加后由于PI-0与HP7200固化物界面之间的相互作用较小从而出现相分离,进而给FCCL的耐浮焊性带来负面影响。而后者由于PI-10与HP7200分子之间存在紧密的化学键作用,直到HP7200用量为10.0份后对应FCCL的耐浮焊性测试才显示不通过。
(1)采用溶液共缩聚和化学亚胺化两步法制备了含酯基的PI-10树脂,其化学结构分别经过FTIR和1H-NMR确认,且具有较好的溶解性和较高的分子量。
(2)通过DSC分析确认了PI-10/HP7200的固化反应类型,同时还确定了其固化动力学方程和固化工艺,为后续FCCL的制备工艺提供理论基础。
(3)测试发现含酯基PI-10与不含酯基的PI-0一样均表现出典型热塑型PI的性能特征。前者具有更好的尺寸稳定性,在50~150℃内CTE为66.20×10-6-1,吸水率仅为2.59%,拉伸强度为(97.37±1.68)MPa,但热稳定性(Td5为496.9℃)和介电性能(10 GHz下Dk为3.10、Df为0.009 5)略差。
(4)对比测试发现PI-10/HP7200的拉伸强度((102.25±4.77)MPa)和Dk(2.83,10 GHz)较PI-10均有明显改善,但HP7200改性对PI-10的耐热性(Tg为204.2℃)、热稳定性(Td5为451.8℃)、尺寸稳定性(50~150℃内CTE为73.75×10-6-1)、耐水性(吸水率提高至3.57%)和Df(0.015 8,10 GHz)有不良影响,总体上仍在可接受的应用要求范围内。
(5)通过对各FCCL进行测试发现,适量的HP7200改性PI-10对由其制得的FCCL的粘接性和耐浮焊性均有明显的增强作用。当HP7200用量为2.5~7.5份时,FCCL的90°PS均达到2.00 N/mm以上的高粘接强度,且此时288℃耐浮焊性测试均显示通过。
