A high-performance organsilicone encapsulant was prepared with vinyl silicone oil interchange as base polymer, hydrogen-containing silicone oil as crosslinker agent, fumed silica and MQ silicone resin as reinfocing materials, magnesium hydroxide and FCA107 as flame-retardant filler. The effects of the ratio of between Vi-PDMS and Vi-PMVS and filler content on the properties of organsilicone encapsulant were discussed. The results show that when the ratio of between Vi-PDMS and Vi-PMVS is 5:5, the mass fraction of vinyl silane coupling agent is 4%, the mass fraction of MQ silicone resin is 30%, the mass fraction of compound flame retardant is 20%, the organsilicone encapsulant has optimum comprehensive performance. The mixed viscosity is 1 842 mPa·s, the tensile strength is 2.83 MPa, the elongation at break is 51.3%, the shear strength is 2.12 MPa, the flammability rating is UL 94 V-0, the dielectric strength is 24.3 kV/mm, and the volume resistivity is 3.8×1015 Ω·cm. The prepared organsilicone encapsulant could satisfy the development demands of electronic components.

以端乙烯基硅油(1 000 mPa·s)和侧乙烯基硅油(500 mPa·s)复配为基体树脂,含氢硅油为固化剂,乙烯基硅烷偶联剂为增黏剂,乙烯基MQ树脂和气相白炭黑为补强材料,氢氧化镁和硅系阻燃剂(FCA-107)为阻燃填料,成功制备了一款具有无卤阻燃特性及优异力学性能和电气绝缘性能的有机硅灌封胶,并研究了硅油复配比例、各填料添加量对有机硅灌封胶性能的影响。结果表明:当端乙烯基硅油与侧乙烯基硅油的复配比例为5∶5,乙烯基硅烷偶联剂质量分数为3%,气相白炭黑质量分数为4%,乙烯基MQ树脂质量分数为30%,复配阻燃剂质量分数为20%时,有机硅灌封胶的综合性能达到最佳,其混合黏度为1 842 mPa·s,拉伸强度为2.83 MPa,断裂伸长率为51.3%,拉伸剪切强度为2.12 MPa,阻燃性能(UL 94)达到V-0级,电气强度达到24.3 kV/mm,体积电阻率为3.8×1015 Ω·cm,制备的有机硅灌封胶可以满足电子元器件的发展要求。

以端乙烯基硅油(1 000 mPa·s)和侧乙烯基硅油(500 mPa·s)复配为基体树脂,含氢硅油为固化剂,乙烯基硅烷偶联剂为增黏剂,乙烯基MQ树脂和气相白炭黑为补强材料,氢氧化镁和硅系阻燃剂(FCA-107)为阻燃填料,成功制备了一款具有无卤阻燃特性及优异力学性能和电气绝缘性能的有机硅灌封胶,并研究了硅油复配比例、各填料添加量对有机硅灌封胶性能的影响。结果表明:当端乙烯基硅油与侧乙烯基硅油的复配比例为5∶5,乙烯基硅烷偶联剂质量分数为3%,气相白炭黑质量分数为4%,乙烯基MQ树脂质量分数为30%,复配阻燃剂质量分数为20%时,有机硅灌封胶的综合性能达到最佳,其混合黏度为1 842 mPa·s,拉伸强度为2.83 MPa,断裂伸长率为51.3%,拉伸剪切强度为2.12 MPa,阻燃性能(UL 94)达到V-0级,电气强度达到24.3 kV/mm,体积电阻率为3.8×1015 Ω·cm,制备的有机硅灌封胶可以满足电子元器件的发展要求。

A high-performance organsilicone encapsulant was prepared with vinyl silicone oil interchange as base polymer, hydrogen-containing silicone oil as crosslinker agent, fumed silica and MQ silicone resin as reinfocing materials, magnesium hydroxide and FCA107 as flame-retardant filler. The effects of the ratio of between Vi-PDMS and Vi-PMVS and filler content on the properties of organsilicone encapsulant were discussed. The results show that when the ratio of between Vi-PDMS and Vi-PMVS is 5:5, the mass fraction of vinyl silane coupling agent is 4%, the mass fraction of MQ silicone resin is 30%, the mass fraction of compound flame retardant is 20%, the organsilicone encapsulant has optimum comprehensive performance. The mixed viscosity is 1 842 mPa·s, the tensile strength is 2.83 MPa, the elongation at break is 51.3%, the shear strength is 2.12 MPa, the flammability rating is UL 94 V-0, the dielectric strength is 24.3 kV/mm, and the volume resistivity is 3.8×1015 Ω·cm. The prepared organsilicone encapsulant could satisfy the development demands of electronic components.

随着电子元器件向着高端化、精细化和智能化的方向发展,对有机硅灌封胶的阻燃性能、力学性能和电气绝缘等性能的要求不断提升。普通有机硅灌封胶存在力学性能差、粘结强度和导热系数低、阻燃性能差、电气强度低等缺点[1-4],提高其导热性能、力学性能和阻燃性能的常用方法是添加导热填料、补强填料和阻燃填料。其中为了达到指标要求,需要添加大量填料,这会导致有机硅灌封胶的黏度飙升和电气绝缘性能降低。庞文键等[5]探讨了不同类型的导热填料对有机硅灌封胶性能的影响,通过添加氮化硼和球形氧化铝提高了有机硅灌封胶的热导率,同时降低了胶料的黏度。潘科学等[6]研究了氢氧化铝添加量对有机硅灌封胶性能的影响,结果表明随着氢氧化铝添加量的增大,有机硅灌封胶的黏度不断变大,阻燃性能和导热性能也逐渐提高,但是其力学性能和电气绝缘性能逐渐降低。目前市面上有机硅灌封胶产品的电气强度普遍在20 kV/mm以下,阻碍了其在未来电子元器件行业中的应用。因此,在保证力学性能与阻燃性能的前提下,降低填料的添加量,同时赋予有机硅灌封胶低黏度和优异的电气绝缘性能,对于现代电子元器件的发展具有重要意义[7-14]
本文以端乙烯基硅油和侧乙烯基硅油复配为基体树脂,含氢硅油为固化剂,气相白炭黑和乙烯基MQ树脂为补强材料,乙烯基硅烷偶联剂为增黏剂,氢氧化镁和硅系协效阻燃剂为阻燃填料制备有机硅灌封胶,并研究硅油复配比例、各填料添加量对其性能的影响。
乙烯基硅油、含氢硅油,宁波润禾高新材料科技股份有限公司,硅油原材料在使用前均采用离子交换树脂进行处理,使硅油离子含量≤5 mg/kg;铂金催化剂,日本信越公司;乙炔基环已醇,广东中蓝硅氟新材料有限公司;气相白炭黑,德固赛公司;乙烯基MQ树脂,山东大易化工有限公司;乙烯基硅烷偶联剂,山东华晨新材料有限公司;硅系协效阻燃剂(FCA-107),道康宁公司;氢氧化镁(粒径为5 μm),山东狮邦化工科技有限公司。以上材料均为工业级。
首先将硅油原材料和离子交换树脂按质量比为50∶1加入到四口烧瓶中,升温至90℃,高速分散持续3 h。接着进行抽滤,除去离子交换树脂,完成硅油原材料的提纯。
A组分:将提纯后的端乙烯基硅油和侧乙烯基硅油分别按质量比为7∶3、6∶4、5∶5、4∶6、3∶7加入反应釜中,再加入铂金催化剂并低速分散10 min(转速为500 r/min),然后加入乙烯基MQ树脂,高速分散30 min(转速为1 200 r/min),最后真空脱泡20 min,制得A组分。
B组分:将提纯后的端乙烯基硅油和侧乙烯基硅油分别按质量比为7∶3、6∶4、5∶5、4∶6、3∶7加入反应釜,再加入含氢硅油、乙烯基硅烷偶联剂和阻聚剂,低速分散10 min(转速为500 r/min),接着加入气相白炭黑,低速分散10 min(转速为500 r/min),然后加入FCA-107和氢氧化镁,高速分散30 min(转速为1 200 r/min),最后真空脱泡20 min,制得B组分。
灌封时,将A、B组分按乙烯基含量(Si-Vi)与活泼氢含量(Si-H)物质的量之比为1∶1的量混合均匀,将混合后的有机硅灌封胶进行真空脱泡浇注到模具中,在120℃下固化1 h。
黏度采用上海地学仪器研究所SNB-1型数字旋转黏度计按GB/T 10247—2008进行测试;体积电阻率采用上海精密仪器仪表有限公司ZC36型高阻计按GB/T 1410—2006进行测试;拉伸强度和断裂伸长率采用上海发瑞仪器科技有限公司FR-103型万能拉力机按GB/T 528—2009进行测定;电气强度采用长春市智能仪器设备有限公司GJW-50 kV型电压击穿试验仪按GB/T 1408.1—2016进行测试;拉伸剪切强度采用上述万能拉力机按GB/T 7124—2008进行测定。
将端乙烯基硅油(黏度为1 000 mPa·s)与侧乙烯基硅油(黏度为500 mPa·s)按不同比例进行复配,以含氢硅油为固化剂,制备样品并进行性能测试,结果如表1所示。从表1可以看出,随着端乙烯基硅油的占比减小,有机硅灌封胶的黏度逐渐降低,硬度不断增大,电气强度和拉伸剪切强度先增大后减小。当端乙烯基硅油与侧乙烯基硅油的复配比例为5∶5时,有机硅灌封胶的综合性能最佳。
在端乙烯基硅油和侧乙烯基硅油复配比例为 5∶5的前提下,研究乙烯基硅烷偶联剂添加量对有机硅灌封胶拉伸剪切强度的影响,结果如图1所示。从图1可以看出,随着乙烯基硅烷偶联剂添加量的增加,有机硅灌封胶的拉伸剪切强度先大幅度增大后趋于平衡。这是因为乙烯基硅烷偶联剂一方面通过乙烯基团与含氢硅油反应后链接到主链上,另一方面通过烷氧基团与基材表面的羟基或氧化物发生反应,形成共价键,进而大幅提高了灌封胶的粘接性能[15]。当乙烯基硅烷偶联剂质量分数为3%时,有机硅灌封胶的粘接性能最佳。
在端乙烯基硅油和侧乙烯基硅油复配比例为 5∶5、乙烯基硅烷偶联剂质量分数为3%的前提下,研究气相白炭黑添加量对有机硅灌封胶性能的影响,结果如图2所示。从图2可以看出,随着气相白炭黑添加量的增加,有机硅灌封胶的硬度和黏度迅速增大,而拉伸强度则呈现先增大后趋于平衡的趋势。这是因为一方面气相白炭黑表面含有大量羟基,可以通过氢键和范德华力与聚硅氧烷分子相互作用,改善界面状况;另一方面气相白炭黑内部为立体分支结构,可以在灌封胶体系中形成相互作用的网络,提高有机硅灌封胶的力学性能[16]。当气相炭黑质量分数为4%时,有机硅灌封胶的综合性能最佳。
在端乙烯基硅油和侧乙烯基硅油复配比例为 5∶5、乙烯基硅烷偶联剂质量分数为3%、气相白炭黑质量分数为4%的前提下,研究乙烯基MQ树脂含量对有机硅灌封胶性能的影响,结果如图3所示。从图3可以看出,随着乙烯基MQ树脂添加量的增加,有机硅灌封胶的硬度呈现不断增加的趋势,断裂伸长率则呈现不断降低的趋势,拉伸强度则呈现先增大后趋于平衡的趋势。这是因为乙烯基MQ树脂是一个多官能度产品,它可以参与到硅乙烯基官能团和硅氢官能团的固化反应中,提高灌封胶的交联程度,从而提高力学性能。当乙烯基MQ树脂质量分数为30%时,有机硅灌封胶的综合性能最佳。
在端乙烯基硅油和侧乙烯基硅油复配比例为 5∶5、乙烯基硅烷偶联剂质量分数为3%、气相白炭黑质量分数为4%、乙烯基MQ树脂质量分数为30%的前提下,研究了氢氧化镁和FCA-107复合阻燃填料添加量对有机硅灌封胶性能的影响,结果如表2所示。
表2可以看出,随着复合阻燃填料添加量的增加,有机硅灌封胶的阻燃性能和黏度不断增加,而电气强度则呈现不断降低的趋势。这是因为氢氧化镁的加入,使得灌封胶中的导电离子增多,从而使体积电阻率降低;再者氢氧化镁受热分解成水和氧化镁,其中生成的水蒸气不仅可以带走部分热量,将温度降到燃点之下,而且还可以降低可燃气体的浓度。而FCA-107的加入则能加速材料表面成碳,与氢氧化镁产生协同效应,进而达到阻燃的效果。当复合阻燃填料质量分数为20%时,有机硅灌封胶的综合性能最佳。
综合上述研究成果,得到有机硅灌封胶的最佳配方:端乙烯基硅油与侧乙烯基硅油之比为5∶5,乙烯基硅烷偶联剂质量分数为3%,气相白炭黑质量分数为4%,乙烯基MQ树脂质量分数为30%,复合阻燃填料质量分数为20%。按该配方制备有机硅灌封胶并进行性能测试,结果如表3所示。从表3可以看出,有机硅灌封胶的力学性能、电气绝缘性能和阻燃性能均十分优异,能够满足电子元器件的技术发展要求。
(1)乙烯基硅烷偶联剂的加入大幅度提高了有机硅灌封胶的粘接性能,当其质量分数为3%时,有机硅灌封胶的拉伸剪切强度达到2.12 MPa。
(2)气相白炭黑的加入大幅度提高有机灌封胶力学性能的同时,也提高了有机灌封胶的硬度与黏度,当其质量分数为4%时,使有机灌封胶这三方面性能达到平衡。
(3)复合阻燃填料的加入虽提高了有机灌封胶的阻燃性能和黏度,却降低了有机灌封胶的电气强度。当其质量分数为20%时,有机灌封胶的阻燃性能(UL 94)达到V-0级,黏度为1 842 mPa·s,电气强度达到24.3 kV/mm。
(4)乙烯基MQ树脂的加入主要是提高灌封胶的力学性能,当其质量分数为30%时,灌封胶的拉伸强度达到2.83 MPa,断裂伸长率为51.3%。
根据以上有机硅灌封胶各组分的最佳配比,制得了一款低黏度,阻燃性能、力学性能和电气绝缘性能均优异的有机硅灌封胶,能够满足电子元器件的技术发展要求。
