ZnO varistors doped by Al2O3 were prepared under different sintering temperatures, and their microstructure and electrical characteristics were studied by scanning electron microscope, X-ray diffraction, current-voltage test, and capacitance-voltage test. The results show that with the increase of sintering temperature, the leakage current of the ZnO varistor doped by Al2O3 was suppressed significantly, this is due to the continuous increase of donor degree and interface state density increases the barrier height of grain boundary. With the increase of sintering temperature, Al3+ will continuously dissolve into the ZnO grains, the grain resistivity would reduce, and the residual voltage ratio of the ZnO varistor when a large current is passed decreases. When the sintering temperature is 1150℃, the electrical properties of the ZnO varistor are the best, the voltage gradient is 418.7 V/mm, the leakage current is 0.74, the residual voltage ratio is 1.68, and the nonlinear coefficient is 67.5, which is contribute to improve the protective performance of ZnO arrester and limit the overvoltage of the power system, especially the UHV system deeply.

在不同烧结温度下制备了氧化铝(Al2O3)掺杂的氧化锌(ZnO)压敏电阻,并对其进行扫描电子显微镜、X射线衍射、电流-电压、电容-电压测试以研究ZnO压敏电阻的微观结构和电气特性。结果表明:随着烧结温度的升高,Al2O3掺杂的ZnO压敏电阻泄漏电流得到了明显的抑制,这是由于施主密度和界面态密度不断增大,提高了晶界的势垒高度。而Al3+随着烧结温度的升高会不断地固溶入ZnO晶粒中,降低了晶粒电阻率,从而降低ZnO压敏电阻在通过大电流时的残压比。当烧结温度为1 150℃时,ZnO压敏电阻的电气特性最佳,电压梯度为418.70 V/mm,泄漏电流为0.74,残压比为1.68,非线性系数为67.5,有助于提高ZnO避雷器的保护性能,实现深度限制电力系统,特别是特高压系统的过电压。

在不同烧结温度下制备了氧化铝(Al2O3)掺杂的氧化锌(ZnO)压敏电阻,并对其进行扫描电子显微镜、X射线衍射、电流-电压、电容-电压测试以研究ZnO压敏电阻的微观结构和电气特性。结果表明:随着烧结温度的升高,Al2O3掺杂的ZnO压敏电阻泄漏电流得到了明显的抑制,这是由于施主密度和界面态密度不断增大,提高了晶界的势垒高度。而Al3+随着烧结温度的升高会不断地固溶入ZnO晶粒中,降低了晶粒电阻率,从而降低ZnO压敏电阻在通过大电流时的残压比。当烧结温度为1 150℃时,ZnO压敏电阻的电气特性最佳,电压梯度为418.70 V/mm,泄漏电流为0.74,残压比为1.68,非线性系数为67.5,有助于提高ZnO避雷器的保护性能,实现深度限制电力系统,特别是特高压系统的过电压。

ZnO varistors doped by Al2O3 were prepared under different sintering temperatures, and their microstructure and electrical characteristics were studied by scanning electron microscope, X-ray diffraction, current-voltage test, and capacitance-voltage test. The results show that with the increase of sintering temperature, the leakage current of the ZnO varistor doped by Al2O3 was suppressed significantly, this is due to the continuous increase of donor degree and interface state density increases the barrier height of grain boundary. With the increase of sintering temperature, Al3+ will continuously dissolve into the ZnO grains, the grain resistivity would reduce, and the residual voltage ratio of the ZnO varistor when a large current is passed decreases. When the sintering temperature is 1150℃, the electrical properties of the ZnO varistor are the best, the voltage gradient is 418.7 V/mm, the leakage current is 0.74, the residual voltage ratio is 1.68, and the nonlinear coefficient is 67.5, which is contribute to improve the protective performance of ZnO arrester and limit the overvoltage of the power system, especially the UHV system deeply.

随着特高压输电技术的研究与发展,我国在特高压输电装备的研制方面取得了长足进步,积累了较为丰富的经验。继续深入研究特高压输电装备尤其是特高压防雷装备有利于电力系统更好地保障交直流混合大电网的安全与稳定运行以及应对大规模新能源电能输送与消纳所面临的巨大挑战,从而推动构建以新能源为主体的新型电力系统。
目前,我国1 000 kV交流特高压输电系统普遍采用的抑制操作过电压的方式为带有合闸电阻的断路器配合线路两端避雷器,采用这种方式,可以将过电压水平抑制在1.6~1.7 p.u.[1-2],但是由于特高压电网电压等级较高,能量较大,抑制后的过电压水平依然较高。为了更有效地抑制过电压水平偏高的问题,学者们提出了很多种抑制过电压水平的方法如受控合闸、多级合闸电阻等[2-3],但是都存在成本高、易损坏及制造难度大等缺陷。从电力系统长期运行的综合效果分析,安装具有较高性能的金属氧化物避雷器是最佳选择[4-5]。氧化锌(ZnO)压敏电阻由于其出色的非线性电场-电流密度(E-J)特性而成为高压电力系统中金属氧化物电涌放电器(MOAs)和低压电气和电子系统中电涌保护器(SPDs)的核心组件[2]。此类MOAs和SPDs可用于吸收在过电压或雷电过电压下运行期间产生的能量,以保护电气设备[6]
特高压电力系统比超高压系统需要更高性能的ZnO压敏电阻,通过优化添加剂种类、优化制造工艺开发更高性能的ZnO压敏电阻阀片,进而可制造出具有更高电气性能的压敏电阻 [7]。如通过优化制粒大小、压制强度和烧结过程,改变升降温速率和烧结温度,可以达到进一步改善ZnO压敏电阻宏观电气特性的目的[8-10]
本文主要研究烧结温度对Al2O3掺杂ZnO压敏电阻微观结构、电性能和ZnO晶粒电阻的影响,以探索最佳的烧结工艺。
ZnO压敏电阻试样中各成分的摩尔分数如下: ZnO 94.03%、Bi2O3 1.05%、MnO2 0.75%、Co2O3 1.00%、Cr2O3 0.50%、Sb2O3 1.00%、SiO2 1.25%,配方中掺杂0.10%的Al2O3是参照本课题组之前的最优掺杂量结果[10]。采用标准的陶瓷制备设备和工艺制备流程来制备试样,具体制备流程为:将ZnO粉料加入行星式球磨机中,同时加入ZnO粉料质量45%的纯净水球磨2.5 h,然后加入添加剂Bi2O3、MnO2、Co2O3、Cr2O3、Sb2O3、SiO2继续球磨2 h,最后再加入掺杂剂Al2O3,继续加入所有添加剂质量4.5%的纯净水、4%的PVA和一定量的分散剂,一方面使得所有原料颗粒能够均匀分布,另一方面在行星式球磨机球磨过程中通过高速运转将颗粒的棱角打磨掉,使得制备的样品在微观结构上能够显得致密和紧凑。球磨结束,将球磨后的浆料倒入喷雾造粒塔中进行喷雾造粒,其中喷雾造粒塔的温度设置为87℃,造粒后的粉料颗粒粒径控制在70~110 µm。将喷雾造粒后的粉料置入自动含水机中,按照粉料质量分数为2.5%的比例进行陈腐16 h,使水分在粒料中均匀分布。将陈腐后的粉料放置在液压机中,在400 kg/cm2压力下压制成型,保压时间为1.5 min,成型后的生坯体直径为50 cm,厚度为10 cm。再将压敏电阻生样品放入马弗炉中升温至1 250℃进行烧结,烧结时间为2 h,然后降温至室温,其中升降温速度分别为6℃/min和2℃/min。最后,将烧结后样品的表面进行研磨并覆盖银浆,在600℃电炉中加热1.5 h制得电极。在ZnO压敏电阻侧面涂覆聚酯绝缘漆,防止进行大电流冲击测试时发生侧面闪络。
(1)采用日立公司的SU8010型扫描电子显微镜(SEM)对样品断面的微观结构进行观测,利用截距法在测得的SEM图像上获得ZnO压敏电阻样品的平均晶粒尺寸d,计算方法如式(1)所示[11]

式(1)中:L是在SEM图像中抓取的测量参考线的长度;M是SEM图像的放大倍数;N是参考线中包含的ZnO晶粒数量。
(2)ZnO压敏电阻样品的电流-电压(J-E)特性由Keithley公司的Model 2410型数字源表测得,其中泄漏电流是在75%U1mA下的测量值,电压梯度E1 mA是在1 mA直流下的压敏电压。而非线性系数α可表示为式(2)

式(2)中,E2E1分别是电流密度为1 mA/cm2和0.1 mA/cm2下的电场强度。
(3)使用Novocontrol公司的Concept 80型宽频介电谱仪测量压敏电阻样品的电容-电压(C-V)特性,由该特性计算出势垒高度、施主密度和受主密度,如式(3)所示。

式(3)中:Cb0为单个晶界上没有施加偏压时的单位面积电容;Cb为施加偏压时的单位面积电容;Ugb为单个晶界上的偏压;q为电子电荷;ε为ZnO压敏电阻相对介电常数;Nd为施主密度;ϕb为肖特基势垒高度。势垒高度ϕb和施主密度Nd的值由C-V曲线的截距与斜率求出[12],势垒高度ϕb、施主密度Nd和界面态密度Ni三者之间的关系如式(4)所示。

ZnO压敏电阻的残压比K式(5)计算得出。

式(5)中:UN是以波形8/20 μs的标准雷电流对试验样品进行冲击,流过样品的冲击电流密度为63.7 A/cm2[13],在压敏电阻样品上测得的残压值;U1 mA为电压梯度。
(4)使用日本理学株式会社的H/max 2500型X射线仪(XRD)分析ZnO压敏电阻样品中晶相的组成。
图1是不同烧结温度下ZnO压敏电阻的SEM图像,计算得到的平均晶粒尺寸d归纳在表1中。从图1可以看出,在烧结温度为1 100℃时,试样中含有一定量的气孔,除此之外还含有一定量的富Bi相和尖晶石相,且晶粒尺寸较小,随着烧结温度的进一步升高,试样中的气孔数量不断减少,晶粒尺寸不断生长进而增大,不断生长的ZnO晶粒之间彼此紧密连接,形成良好的晶界层。而在ZnO颗粒之间形成的三角区域未出现颗粒团聚的现象,说明样品中各组分之间达到了良好的固溶。由于颗粒尺寸在不断增大,颗粒之间的接触越紧密,那么颗粒之间形成的三角区域将会被分割开,这样就会切断泄漏电流经过的通道,从而在一定程度上抑制泄漏电流的增大[10,14]
通过逐步升高电压测得在0~1.5×10-3 mA/cm2的电流密度范围内ZnO压敏电阻的场电流密度(E-J)特性如图2所示,表1总结了根据E-J曲线计算出的电压梯度E1 mA、泄漏电流JL和非线性系数α。从表1可以看出,随着烧结温度从1 100℃升高到1 250℃,电压梯度从434.4 V/mm降低到390.02 V/mm,非线性系数从65.3减小到58.9,非线性系数的变化趋势与参考文献[8]的研究结果相符。当烧结温度为1 150℃时,电压梯度为418.7 V/mm,这对于优化超高压避雷器的电气特性具有很好的效果[8],表明适宜的烧结温度可以改善压敏电阻的电气特性。随着烧结温度从1 100℃升高到1 250℃,在0.75 E1 mA下测得的泄漏电流JL单调减小,而泄漏电流的减小有利于提高避雷器的长期工作稳定性[7]
图3为不同烧结温度下ZnO压敏电阻的C-V特性。
根据图3计算得到界面态密度(Ni)和施主密度(Nd)和势垒高度(ϕb)归纳在表1中。从表1可以看出,随着烧结温度的升高,界面态密度Ni从1.5×1016/m2增加到1.9×1016/m2,从而使得界面上有效势垒高度ϕb从1.73 eV增加到2.09 eV,这也是泄漏电流JL减小的原因之一[10,12,15]
图4为光谱频率范围内ZnO压敏电阻的交流阻抗谱图。交流阻抗谱图的高频(横坐标靠近0点)和低频(横坐标远离0点)实分量轴上的截点分别对应于晶粒电阻和晶粒边界电阻[16]。从阻抗谱中获得的电阻数据汇总在表1中。从表1可以看出,在1 150℃下烧结的ZnO压敏电阻的晶粒电阻为0.68 Ω,而较低的晶粒电阻可以更好地在高冲击电流下保持较低的残余电压[7],进而可以获得较低的残压比(1.68),这样可以提高避雷器的保护水平,对于±800 kV直流输电系统和1 000 kV交流输电系统而言,较低的残余电压是必需的[2,17-18]
图5为不同烧结温度下ZnO压敏电阻的X射线衍射图谱。
分析图5可知,试样中主要包括ZnO相、尖晶石相、富Bi相、硅锌矿相等,由于Al2O3的掺杂量较少,没有检测到明显的含Al3+的物质,这也说明在此烧结工艺下Al3+在ZnO压敏电阻中达到了充分固溶,优化了压敏电阻的微观结构,提高了肖特基势垒高度,改善了ZnO压敏电阻的非线性特性,从而可以抑制泄漏电流的增大。
(1)本研究配方制得的ZnO压敏电阻样品最佳烧结温度为1 150℃。该温度下制得的ZnO压敏电阻电气特性最佳,非线性系数和最小晶粒电阻分别为67.5和0.68 Ω,电压梯度为418.70 V/mm,泄漏电流为0.74,残压比为1.68。
(3)随着烧结温度的升高,泄漏电流减小,进一步提高了ZnO压敏电阻长期工作的稳定性,同时较小的电压梯度E1 mA和残压比可以很好地优化超高压避雷器的结构。
