The linear expansion coefficient of cured E51 epoxy resin was tested by using the TMA mode of DMA, and the effects of curing agent types (methyltetrahydrophthalic anhydride (MeTHPA), 4,4-diaminodiphenylmethane (DDM), dicyandiamide (dicy)), and filler powder types and dosage on its linear expansion coefficient were analyzed. The results show that when T<Tg, the linear expansion coefficient of cured E51/Dicy is smaller than that of cured E51/MeTHPA and E51/DDM. When TTg, the linear expansion coefficient of cured E51/dicy is larger than that of cured E51/MeTHPA and E51/DDM. After filling SiO2, Al(OH)3, and Al2O3 respectively, the linear expansion coefficient of the epoxy composites are significantly lower than that of pure epoxy material, and the linear expansion coefficients of the epoxy composite filled with Al2O3 is the smallest. With the increase of inorganic filler content, the linear expansion coefficient of the epoxy composite decreases. However, when the mass fraction of inorganic fillers is 70%–80%, the linear expansion coefficient changes little with the change of filler content.

采用DMA的TMA模式对E51环氧树脂固化物的线膨胀系数进行测试,分析固化剂种类(甲基四氢苯酐(MeTHPA)、4,4-二氨基二苯甲烷(DDM)、双氰胺(Dicy))、填充粉体种类及用量等因素对其线膨胀系数的影响。结果表明:当TTg时,E51/Dicy固化物的线膨胀系数小于E51/MeTHPA固化物和E51/DDM固化物;当TTg时,E51/Dicy固化物的线膨胀系数大于E51/MeTHPA固化物和E51/DDM固化物。分别填充SiO2、Al(OH)3和Al2O3后,环氧复合材料的线膨胀系数较纯环氧材料明显减小,且填充Al2O3的环氧复合材料线膨胀系数最小。同时环氧复合材料的线膨胀系数随无机填料填充量增加而增大,但当无机填料的质量分数达到70%~80%时,线膨胀系数随填充量的变化则较小。

The linear expansion coefficient of cured E51 epoxy resin was tested by using the TMA mode of DMA, and the effects of curing agent types (methyltetrahydrophthalic anhydride (MeTHPA), 4,4-diaminodiphenylmethane (DDM), dicyandiamide (dicy)), and filler powder types and dosage on its linear expansion coefficient were analyzed. The results show that when T<Tg, the linear expansion coefficient of cured E51/Dicy is smaller than that of cured E51/MeTHPA and E51/DDM. When TTg, the linear expansion coefficient of cured E51/dicy is larger than that of cured E51/MeTHPA and E51/DDM. After filling SiO2, Al(OH)3, and Al2O3 respectively, the linear expansion coefficient of the epoxy composites are significantly lower than that of pure epoxy material, and the linear expansion coefficients of the epoxy composite filled with Al2O3 is the smallest. With the increase of inorganic filler content, the linear expansion coefficient of the epoxy composite decreases. However, when the mass fraction of inorganic fillers is 70%–80%, the linear expansion coefficient changes little with the change of filler content.

灌封用环氧基复合材料通常由环氧树脂、固化剂、增韧剂、促进剂、无机粉体等材料组成,具有优异的介电性能、机械强度和耐复杂环境等优点[1-2],应用于电子电气设备时可以有效地防止水分、尘埃及有害气体的侵入,减缓振动,防止外力损伤和稳定设备元器件参数,因此得到了广泛应用[3-4]
电子电气设备在运行时产生会一定工作温升,其工作温度范围通常为-40~150℃,特殊设备甚至可达到-50~200℃。因此除了要求灌封材料在相应的温度范围内具有一定的力学性能和绝缘性能外,还要求其具有较高的热导率[5-6]和较低的线膨胀系数。灌封工件内部一般含有铁心、漆包线等材料,外壳则是铝、铜、铸铁、ABS等材质。然而,环氧树脂一方面与这些材质的线膨胀系数差异较大,随温度变化时“热胀冷缩”现象非常明显;另一方面,由于环氧树脂灌封材料本身的玻璃化转变温度(Tg)通常为50~120℃,在设备运行时,环氧树脂灌封材料会发生玻璃态和橡胶态的转变,由于高分子材料在橡胶态的线膨胀系数远大于玻璃态,“热胀冷缩”现象将更为明显。这种工件不同材质的线膨胀系数的差异将会引起灌封树脂与外壳脱离或内部出现裂纹等现象[7],甚至导致工件绝缘性能受损、寿命降低等问题,从而影响系统的正常运行和使用寿命。目前降低灌封材料线膨胀系数最有效的方法是填充无机粉体。无机粉体具有硬度高、热导率大、线膨胀系数低、绝缘性能优良等优点,常用种类包括二氧化硅、氧化铝、氢氧化铝、碳酸钙和硫酸钡等[8]。然而,填充无机粉体的种类和用量受到灌封工艺、机械强度、导热、阻燃等性能的限制。因此,了解灌封材料的线膨胀系数对掌握材料特性、提高产品质量有重要意义。
采用动态热机械分析仪(DMA)研究材料力学行为,测定其储能模量、损耗模量和损耗因子随温度、时间与受力频率函数关系,并可分析材料的玻璃化转变和熔化、二级相变、粘弹性、蠕变与应力松弛等性能[9-10],该方法广泛应用于热塑性与热固性塑料、橡胶、涂料、金属与合金、无机材料、复合材料等领域。德国NETZSCH公司的DMA一般包括数种测量模式如TMA模式、蠕变/松弛、应力/应变扫描模式和恒定应变模式等。
本研究通过DMA的TMA模式对环氧树脂的线膨胀系数进行分析,并讨论固化剂种类、填充材料种类和用量对其线膨胀系数的影响。
双酚A型环氧树脂(E51),工业级,环氧值为0.51~0.52,江苏三木化工股份有限公司;甲基四氢苯酐(MeTHPA)、2,4,6-三(二甲氨基甲基)苯酚(DMP30),均为工业级,濮阳惠成电子材料股份有限公司;4,4-二氨基二苯甲烷(DDM),工业级,上海嘉辰化工有限公司;双氰胺(Dicy),工业级,常州马蹄莲树脂有限公司;促进剂DyhardUR300,工业级,德国赢创公司;苯甲醇,工业级,南通润丰石油化工有限公司;十二至十四烷基缩水甘油醚(AGE),工业级,安徽新远科技有限公司;SiO2微粉,400~800目,黄山恒源石英材料有限公司;Al(OH)3,深圳市锦昊辉实业发展有限公司;Al2O3,佛山金戈新材料股份有限公司。

无填充环氧树脂固化体系的制备:将环氧树脂E51和固化剂等原料按相应配比称取,混合并分散均匀,随后进行固化,得到无填充环氧树脂固化物。
灌封用环氧树脂基复合材料的制备:将环氧树脂E51、固化剂和无机粉体等原料按相应配比称取,混合并分散均匀,真空脱泡后进行固化反应,得到灌封用环氧树脂基复合材料。
由于高分子材料分子链段的运动具有一定的迟滞现象,这里首先分析测试时升温速率对线膨胀系数的影响。线膨胀系数指固体物质的温度每改变1℃时,其长度的变化和它在原温度时的长度之比,即TMA曲线的斜率值,事实上,高分子材料的玻璃化转变是一个过程,为避免因玻璃化转变过程而引起曲线斜率的变化,本研究选择Tg前后20~30℃温度段的热膨胀系数值进行讨论。图1给出了以Al(OH)3为填充材料的E51/MeTHPA/DMP30固化体系在升温速率分别为3 K/min和10 K/min时的TMA图谱。图中每条曲线都经历一个突变点,突变点对应的温度即为玻璃化转变温度(Tg)。当TTg时,曲线斜率较大,当TTg时,曲线斜率较小。也就是说当TTg时由于材料处于橡胶态,高分子链段可以运动,故线膨胀系数较大;相反,当TTg时材料表现为玻璃态,链段无法运动,故线膨胀系数较小。
图1可以看出,随着升温速率从3 K/min提高到10 K/min,曲线明显向右移动,Tg从108.4℃升高至120.6℃,升高了12.2℃,同时曲线的斜率减小。当Tg-30℃<TTg-20℃时,线膨胀系数由18.8×10-6/K减小至10.8×10-6/K。当Tg+20℃<TTg+30℃时,线膨胀系数由102.2×10-6/K减小至96.0×10-6/K。这是因为快速升温时,材料尺寸的变化迟滞,导致曲线右移且斜率减小。因此,后续以升温速率为3 K/min进行实验。
本研究选择MeTHPA、DDM和Dicy 3种常用固化剂进行研究分析,这3种固化剂分别为加热固化、室温固化和潜伏性固化体系,其中由于DDM为固体不便操作,采用苯甲醇对其进行溶解。不同环氧体系的配比、固化条件和相应的线膨胀系数见表1,相应的TMA图谱如图2所示。
以E51/MeTHPA/DMP30固化体系为例,根据固化物力学性能和Tg的变化,结合前期实验结果确定A1的最佳固化条件为130℃/6 h,将A2的固化时间缩短为4 h,即A2固化程度较低,因此可以通过A1和A2分析固化程度对材料线膨胀系数的影响。从图2可以看出,A2的TMA曲线较为特殊,当TTg时,其仍近似为一条直线;然而当TTg时,A2不再是一条近似直线,而是出现一个小的平台区域。这是由于A2固化时间较短,并未完全固化,当温度开始升高时,A2受热膨胀,尺寸有所增大。随着温度继续升高,A2开始进一步完成固化,导致体积收缩,抵消了热膨胀引起的尺寸增大,因此曲线出现一个较小的平台区域。而当温度进一步升高时,A2逐渐固化完全,曲线再次呈现近似直线形状。由于A2的TMA曲线在Tg-30℃<TTg-20℃时形状的特殊性,表1中并没有列出对应的线膨胀系数值。
A1、B、C采用的固化剂分别为MeTHPA、DDM和Dicy,其固化时间和固化温度根据固化物的力学强度和Tg的最高值确定。从图2中3种材料TMA曲线的转折点可以得出A1、B、C的Tg分别为150.7、105.7、166.5℃,其中B的Tg值明显低于A1和C,这是由于B中含有苯甲醇,相当于加入了增塑剂导致的。分别选取Tg-30℃<TTg-20℃和Tg+20℃<TTg+30℃这两个温度段计算线膨胀系数,结果见表1。当材料处于Tg-30℃<TTg-20℃温度段时,C的线膨胀系数最小,为12.7×10-6/K,A1与B的数值接近,分别为33.0×10-6/K和37.2×10-6/K。当材料处于Tg+20℃<TTg+30℃温度段时,C组的线膨胀系数反而最大,为240.2×10-6/K,A1与B的数值仍然接近,分别为176.9×10-6/K和170.2×10-6/K。比较以上数据可以看出,在玻璃态线膨胀系数高的材料在橡胶态时不一定也高。
在灌封用环氧材料中填充无机粉体可以起到提高硬度、增大热导率、减小线膨胀系数和降低成本等作用。以表1中A1配方为基材,加入适当的环氧稀释剂AGE,E51、MeTHPA、AGE、DMP30的质量比为100∶85∶10∶0.3,分别以SiO2、Al(OH)3和Al2O3为主要填充粉体,制备了常规型、阻燃型以及导热型3种灌封材料。其中导热型灌封材料包括热导率分别约为1.0 W/(m·K)和1.3 W/(m·K)的两组材料。为方便比较,这里选取了4组Tg相近的材料,其Tg均在105~115℃内。表2列出填充所用粉体和相应环氧复合材料的线膨胀系数,图3为各材料对应的TMA曲线。
对比表1表2可以看出,填充无机粉体后环氧复合材料的线膨胀系数明显下降。从表2图3可以看出,当TTg时,线膨胀系数不超过30×10-6/K,当TTg时,线膨胀系数则减小至110×10-6/K以下,甚至小于90×10-6/K。当材料处于Tg-30℃<TTg-20℃和Tg+20℃<TTg+30℃温度段时,D与E的线膨胀系数较大,分别为24.7×10-6/K、26.2×10-6/K和107.6×10-6/K、108.9×10-6/K,且E的线膨胀系数略大于D,说明当填充质量分数均为60%时,填充SiO2和Al(OH)3的环氧复合材料线膨胀系数相近。然而,比较F与G的线膨胀系数可以看出,F的线膨胀系数明显大于G,分别为18.8×10-6/K、6.8×10-6/K和102.2×10-6/K、88.2×10-6/K。即当填充质量分数为70%时,填充Al2O3的环氧复合材料线膨胀系数小于填充Al(OH)3的环氧复合材料。这可能是由于 Al(OH)3中含有部分结晶水所致。由此可见,Al2O3填充的环氧复合材料线膨胀系数最小,而SiO2和 Al(OH)3为填充主体时线膨胀系数较大且数值相近。
无机粉体的填充量对环氧复合材料的线膨胀系数也有影响。以Al(OH)3填充为例,当填充质量分数由60%(E)提高至70%(F)时,环氧复合材料的线膨胀系数减小。当处于Tg+20℃<TTg+30℃温度段时,E的线膨胀系数高于F,分别为108.9×10-6/K和102.2×10-6/K。当处于Tg-30℃<TTg-20℃温度段时,E和F的线膨胀系数则分别为26.2×10-6/K和18.8×10-6/K。若填充量进一步增加,线膨胀系数的变化规律将发生改变。由于黏度限制,SiO2和 Al(OH)3的填充质量分数难以超过70%,因此以Al2O3为例讨论高填充时环氧复合材料线膨胀系数的变化。表2中G的Al2O3填充质量分数为70%,H的则为80%。当处于Tg+20℃<TTg+30℃温度段时,G的线膨胀系数略大,为88.2×10-6/K,而H的线膨胀系数为81.5×10-6/K。不同的是,当处于Tg-30℃<TTg-20℃温度段时,二者的线膨胀系数相近,分别为6.8×10-6/K和7.7×10-6/K。由于填充质量分数达到70%和80%时都属于高填充,所以本研究认为当填充质量分数达到一定值后,线膨胀系数的变化较小,导致G和H的线膨胀系数差异较小。但是当TTg时,由于材料处于橡胶态,高分子链段具有一定的运动能力,导致环氧树脂的体积占比较玻璃态时增大,最终导致F和G的线膨胀系数差异较玻璃态时明显。
(1)通过DMA的TMA模式对环氧树脂的线膨胀系数进行分析,测试时升温速率会影响线膨胀系数的测量值,升温速率越快,线膨胀系数越小。
(2)环氧树脂的线膨胀系数受固化剂种类影响,当TTg时,E51/Dicy的线膨胀系数最小,E51/MeTHPA次之,E51/DDM最大;当TTg时,E51/Dicy的线膨胀系数最大,E51/MeTHPA和E51/DDM则较小。
(3)分别以SiO2、Al(OH)3和Al2O3为填料制备了常规型、阻燃型和导热型环氧树脂灌封材料,发现其线膨胀系数较纯环氧树脂均明显减小,其中填充Al2O3的环氧复合材料线膨胀系数最小,而填充SiO2和Al(OH)3的环氧复合材料线膨胀系数较大且数值相近。同时线膨胀系数随无机填料填充量的增加而增大,但当填充质量分数达到70%~80%时,线膨胀系数的变化随填充量的变化则较小。
