Parametric vibrations are commonly observed in microelectromechanical systems(MEMS) coupled with multi-physical fields. To study the parametric resonance nonlinear dynamics problems in electrostatically driven micromirror systems, a class of electrostatic comb-driven micromirrors is used as an example to study the parametric resonance response variation of the system under different factors by fitting a seventh-order polynomial to the comb capacitance variation and establishing a micromirror dynamics model. The influence of changes in the micromirror’s structural parameters on the torsion angle under static conditions is investigated. The multi-scale method is applied to analyze how system parameters affect the variation in resonance amplitude during the resonance state, and numerical verification of system parameter resonance is performed. Finally, the stability of subharmonic parametric resonance in the system is analyzed and verified using the Runge-Kutta method. The results show that subharmonic parametric resonance exists in the micromirror system. Factors such as excitation voltage and capacitance fitting parameters can affect the system’s resonance amplitude. Damping can alter the system’s instability region, increase the instability threshold, and influence the occurrence of subharmonic parametric resonance in the system.

参数振动广泛存在于多物理场耦合的微机电系统中。为研究静电驱动微镜系统中存在的参数共振非线性动力学问题,以一类静电梳齿驱动微镜为例,通过七次多项式拟合梳齿电容变化并建立微镜动力学模型,研究不同因素下系统的参数共振响应变化。研究了静态下微镜结构参数变化对扭转角度的影响规律;应用多尺度法分析了谐振状态下系统参数对共振幅值变化的影响规律并对系统参数共振进行了数值验证;最后利用Runge-Kutta法对系统亚谐参数共振的稳定性进行了分析与验证。研究表明:微镜系统存在亚谐参数共振,激励电压、电容拟合参数等因素会影响系统共振幅值;阻尼可以改变系统不稳定区域,提高失稳阈值,影响系统亚谐参数共振发生。

参数振动广泛存在于多物理场耦合的微机电系统中。为研究静电驱动微镜系统中存在的参数共振非线性动力学问题,以一类静电梳齿驱动微镜为例,通过七次多项式拟合梳齿电容变化并建立微镜动力学模型,研究不同因素下系统的参数共振响应变化。研究了静态下微镜结构参数变化对扭转角度的影响规律;应用多尺度法分析了谐振状态下系统参数对共振幅值变化的影响规律并对系统参数共振进行了数值验证;最后利用Runge-Kutta法对系统亚谐参数共振的稳定性进行了分析与验证。研究表明:微镜系统存在亚谐参数共振,激励电压、电容拟合参数等因素会影响系统共振幅值;阻尼可以改变系统不稳定区域,提高失稳阈值,影响系统亚谐参数共振发生。

Parametric vibrations are commonly observed in microelectromechanical systems(MEMS) coupled with multi-physical fields. To study the parametric resonance nonlinear dynamics problems in electrostatically driven micromirror systems, a class of electrostatic comb-driven micromirrors is used as an example to study the parametric resonance response variation of the system under different factors by fitting a seventh-order polynomial to the comb capacitance variation and establishing a micromirror dynamics model. The influence of changes in the micromirror’s structural parameters on the torsion angle under static conditions is investigated. The multi-scale method is applied to analyze how system parameters affect the variation in resonance amplitude during the resonance state, and numerical verification of system parameter resonance is performed. Finally, the stability of subharmonic parametric resonance in the system is analyzed and verified using the Runge-Kutta method. The results show that subharmonic parametric resonance exists in the micromirror system. Factors such as excitation voltage and capacitance fitting parameters can affect the system’s resonance amplitude. Damping can alter the system’s instability region, increase the instability threshold, and influence the occurrence of subharmonic parametric resonance in the system.

参数共振已经在许多领域得到了证实和研究,如船舶的稳定性[1]、摇摆运动[2]、桥梁[3]、生物系统[4]等。参数共振具有小激励、大响应和参数放大等特点,因此在MEMS器件中有着广泛的应用。NAJAR等[5]从分析和实验上研究了面内夹紧引导浅拱微谐振器的参数共振现象。ZHENG等[6]介绍了使用三角形变面积电容器的MEMS振动陀螺仪的线性参数谐振问题。PALLAY等[7]研究了排斥力静电谐振器的参数激励问题,通过将建立的理论模型与Mathieu方程对应,验证了参数共振的存在和位置。为了进一步阐述参数共振现象,在理论研究的基础上,学者们对系统参数激励下的非线性动力学问题进行了研究与分析。MORA等[8]研究了双极板静电驱动固支梁在非对称极板间隙情况下的参数振动非线性特性。KAMBALI等[9]分析了直接及参数激励下固支微梁的横向非线性耦合振动。DICK等[10]研究了通过柔性悬臂进行弹性耦合和通过边缘场进行静电耦合的集体共振动力学,在激励信号扫频过程中,电压参数有效耦合刚度的时间谐波调制激发了伴随模式转换的参数共振。随着研究的深入,参数激励下时滞控制方法对MEMS系统的影响也引发了学者们的关注。HILLER等[11]利用参数激励产生的非线性振动,对一种静电驱动微梁进行了反馈控制。JANI等[12]对反馈具有立方非线性特征的闭环系统中的参数激励问题进行了研究,并将基于反馈的参数激励用于传感应用。尚慧琳等[13]分析了参数激励下微陀螺系统驱动模态和检测模态的振幅及分岔行为。
近年来,随着对MEMS微镜研究的兴起,MEMS微镜中参数共振现象不断被观察和证实。FRANGI等[14]证实了微镜中存在参数共振现象,当驱动频率是系统固有频率两倍时系统被激发,并通过大量实验对此进行了验证。ATAMAN等[15]表明了微镜系统是一个参数激励系统,具有滞后频率响应、亚谐振荡和多重参数共振等现象,并建立了小角度下系统的解析模型和数值模型,通过实验结果验证了解析模型和数值模型的正确性。FRANGI等[16]对面内静电梳齿驱动微镜的扭转模态进行了研究,发现该微镜的主要扭转模态由参数共振控制,对于特定几何特征的微镜,参数共振同时激活了虚假偏航模态,并给出了耦合的实验证据。然而,关于MEMS微镜系统中参数共振非线性动力学问题的研究和分析却少见报道。
微镜梳齿间电容与转动角度非线性相关,如何简单合理地表示出电容变化,对微镜静电驱动力矩的表达具有重要意义。IZAWA等[17]利用分段函数描述了梳齿间重合面积的变化,并通过最小二乘法拟合电容变化,得到驱动力矩表达式。LI等[18]通过三次多项式拟合了小角度下梳齿间电容变化,得到微镜梳齿间电容变化率。乔大勇等[19]利用有限元方法提取了不同角度的电容值,计算出电容变化率,并通过一个与角度相关的指数函数公式对此进行拟合获得电容变化表达式。SHAHID等[20]使用了一个高斯函数公式来拟合电容变化。尽管众多学者提出了多种电容表示方法,但依然存在拟合角度过小、拟合准确度不高等问题。
针对以上问题,本文以一类静电驱动式MEMS微镜为例,利用七次多项式拟合电容变化并建立系统动力学方程,揭示静、动态下微镜系统结构参数变化对其参数共振特性和工作性能的影响。首先,建立系统动力学方程,分析了微镜结构参数与扭转角度的关系;其次,研究了微镜各参数对其亚谐参数共振响应的影响;最后,讨论了系统亚谐参数共振的稳定性问题。
本文所研究的MEMS微镜结构如图1所示。施加交流激励电压,电场力会使交错梳齿转动,从而带动镜面发生扭转。微镜结构参数取值如表1所示。
微镜结构在扭转振动时的动力学方程可以写为如下形式[15]
式中,θ为微镜转动角度;J为微镜的转动惯量;b为空气阻尼;k为扭转梁的扭转刚度;M(θ)为梳齿施加的驱动力矩。
对于圆形镜面和矩形扭转梁,kJ可表示为:

N为微镜单侧梳齿对数,C(θ)为单对梳齿间电容,V(t)为激励电压信号,则微镜的驱动力矩可以表示为:
通过仿真模拟可以获得结构中梳齿在不同工况下的电容C(θ)曲线和电容变化率C′(θ)曲线。为了准确且简洁地描述微镜所受到的非线性驱动力矩,本文采用七次多项式来拟合电容变化率:

图2所示为不同参数下梳齿电容变化率拟合函数式(5)与实际数据的对比图,可以看出七次多项式拟合结果较为准确。
由式(4)可知驱动力矩与激励电压成平方关系。为了将参数效应与谐波效应分开,设激励电压,可以建立实际工况下微镜系统动力学方程如下:
式中,VΩ分别为激励交流电压的幅值和频率。
在一对梳齿间施加直流电压时,微镜会扭转至某一恒定角度θ,此时梳齿间驱动力矩与扭转梁回复力矩保持平衡。去掉式(6)中与时间相关的项,可以分析微镜扭转角度与结构参数之间的关系,则有:

图3反映了微镜结构参数对扭转角度的影响。减小扭转梁宽度wa、减小梳齿间隙g和增大梳齿间重叠长度l会使得扭转角度变大。其中,梳齿间隙g、梳齿间重叠长度l、扭转梁宽度wa对扭转角度的影响较大。此外,还可观察到仿真结果与理论结果的变化规律相同,误差可能来自于梳齿边缘静电力、网格划分等因素。因此,微镜静态转动时,可以通过改变微镜的结构参数来增大扭转角度。
应用多尺度法可以研究微镜小幅振动下的系统参数共振行为。为了方便分析,将实际工况下微镜系统动力学方程(6)转换为以下无量纲的形式:

微镜扭转是典型的参数激励过程,存在亚谐参数共振,当激励电压信号频率是系统固有频率的2倍时,小的激励会产生大的响应,因此,取:

根据以上理论推导,可以分析各物理参数对系统亚谐参数共振响应曲线的影响。图4反映了在不同的梳齿间隙和重叠长度下幅频响应曲线的变化。如图4(a)所示,梳齿间隙g增大,系统的共振幅值也相应增大,但幅频响应曲线上、下两条线之间的共振区域没有发生改变。如图4(b)所示,随着梳齿重叠长度的增大,共振幅值减小。
图5反映了空气阻尼和激励电压幅值对系统亚谐参数共振响应的影响。由图5可知,空气阻尼会影响系统响应曲线范围,改变系统共振区域;增大激励电压幅值,系统共振响应会减小。图6给出了不同多项式拟合系数对系统亚谐参数共振响应的影响。图6表明,β1β3β5β7增大都会使系统的共振幅值减小,且减小的程度依次加强。
微镜的扭转过程是一个参数激励系统,扭转共振时,会激发多阶参数共振[15]图7为式(8)亚谐参数共振下幅频响应曲线和主共振下幅频响应曲线的对比。可以看出,亚谐参数共振的振动幅值远大于主共振的振动幅值。这表明系统发生的是参数共振而不是主共振。为了进一步验证系统存在亚谐参数共振,选取表1所示参数来进行详细分析。即绘制图5(b)中的A点(Ω=69781.7 rad/s)在V=30 V时的时域图、相图、傅里叶功率谱图,如图8所示。
图8可知,由于空气阻尼的存在,系统的振动幅值会随着时间的推移逐渐变小,最后在一定幅值区间内稳定振动。从傅里叶功率谱图可以看出,在ω=2时系统频域会出现峰值信号。这表明在ω=2时系统的振动幅值最大,这与亚谐参数共振的性质相符合,从而证明微镜系统会发生参数共振。
参数激励系统发生参数共振时,稳定性较差,产生的响应可能会趋于稳定,也可能激起剧烈的共振,这与参数共振系统的稳态响应零解稳定性有关。
为了研究系统稳态响应零解的稳定性,设:

由Routh-Hurwitz判据,式(20)的稳定性条件如下:
根据式(21),绘制出系统在ω-V平面上的稳定边界如图9所示。
图9中曲线开口上侧的区域为不稳定区域,系统产生参数共振,曲线开口下侧的区域为稳定区域。随着空气阻尼的增大,稳定边界曲线向上收缩,稳定区域增大,失稳区域减小。同时,对于相同的Ω,空气阻尼的增大也会提高失稳阈值V
图9中任意选取A(Ω=142355 rad/s,V=30 V)、B(Ω=147937 rad/s,V=30 V)两点进行稳定性验证。B点位于稳定区域内,即无论空气阻尼如何变化它始终处于稳定区域内。A点位置与空气阻尼相关,当b=0时处于不稳定区域内,当b=8.0×10-12b=16.0×10-12时处于稳定区域内。
为了判断系统的稳定性,分别绘制处于A和B两点所对应的物理参数下,系统具有不同空气阻尼时的时域图和相图,如图1011所示。可知,无论B点空气阻尼如何变化,系统振动最终都会趋于稳定。A点在空气阻尼b=0时,系统振动处于不稳定状态;当b=8.0×10-12b=16.0×10-12时,系统为稳定状态。这与图9系统亚谐参数共振稳定边界的变化相符合。这表明,空气阻尼和激励电压可以影响亚谐参数共振的发生。
本文以一类谐振式静电梳齿驱动微镜为例,通过七次多项式对不同尺寸参数梳齿电容变化进行拟合并建立系统动力学方程。应用多尺度法和Runge-Kutta法对微镜系统下的参数共振非线性特性问题进行了理论分析和数值验证。分析了系统亚谐参数共振下的稳定性问题。主要结论如下:
(1)改变扭转梁长度、宽度等结构参数,减小扭转梁扭转刚度,增大驱动力矩有利于增大微镜扭转角度。
(2)微镜扭转时,系统会发生亚谐参数共振,调整激励电压、梳齿间隙、空气阻尼、电容拟合等因素可以改变共振幅值。
(3)增大空气阻尼,系统不稳定区域会缩小,失稳激励电压阈值变大,亚谐参数共振更不容易被激发,空气阻尼可以改变参数共振发生条件。
(4)七次多项式可以合理准确地表示大角度下梳齿电容变化,可用于描述实际静电驱动力矩。
