To address the bottleneck in thermal dissipation capacity of traditional aluminum alloy heat sinks, a sandwich-structured graphite-aluminum composite is proposed in this paper. Comparative experiments demonstrate its superior lateral heat dissipation to aluminum alloys. Based on the established simulation model, a semi-physical calibration method is employed to quantify both in-plane and through-plane thermal conductivities of the graphite layer and composite. The results reveal that the graphite-aluminum composite with in-plane thermal conductivity of 390 W/(m·K) has copper-equivalent heat dissipation performance and its density is much lower than that of copper, demonstrating substantial advantages for aerospace lightweight engineering. The quantified thermal parameters enable thermal designers to efficiently develop optimized heat dissipation solutions through simulation-driven design iterations.

针对传统铝合金散热板散热能力已逐渐达到瓶颈的问题,文中提出了一种“三明治”石墨-铝复合材料构型。通过对比试验验证了该构型相比铝合金在横向的散热优势,并基于建立的仿真模型,采用半实物测定修正法量化得到了石墨层和石墨-铝材料的横向和纵向导热系数。研究结果表明:石墨-铝的横向导热系数为390 W/(m·K),散热能力与铜接近,密度却远远小于铜,在航天产品轻量化工程中具有明显的应用优势。文中得到的石墨层导热系数,可指导热设计人员根据不同的设计方案需求,依托仿真软件得到满足设计要求的散热方案。

针对传统铝合金散热板散热能力已逐渐达到瓶颈的问题,文中提出了一种“三明治”石墨-铝复合材料构型。通过对比试验验证了该构型相比铝合金在横向的散热优势,并基于建立的仿真模型,采用半实物测定修正法量化得到了石墨层和石墨-铝材料的横向和纵向导热系数。研究结果表明:石墨-铝的横向导热系数为390 W/(m·K),散热能力与铜接近,密度却远远小于铜,在航天产品轻量化工程中具有明显的应用优势。文中得到的石墨层导热系数,可指导热设计人员根据不同的设计方案需求,依托仿真软件得到满足设计要求的散热方案。

To address the bottleneck in thermal dissipation capacity of traditional aluminum alloy heat sinks, a sandwich-structured graphite-aluminum composite is proposed in this paper. Comparative experiments demonstrate its superior lateral heat dissipation to aluminum alloys. Based on the established simulation model, a semi-physical calibration method is employed to quantify both in-plane and through-plane thermal conductivities of the graphite layer and composite. The results reveal that the graphite-aluminum composite with in-plane thermal conductivity of 390 W/(m·K) has copper-equivalent heat dissipation performance and its density is much lower than that of copper, demonstrating substantial advantages for aerospace lightweight engineering. The quantified thermal parameters enable thermal designers to efficiently develop optimized heat dissipation solutions through simulation-driven design iterations.

随着电子产业的不断发展,电子功率器件逐渐向高性能、微型化、集成化方向发展,器件散发的热流密度逐渐增大,传统散热方式已接近瓶颈,相应的热设计问题也越发严重[1-2]。相关研究表明,过高的热流密度会在小范围内产生大量的热量堆积,严重影响器件的性能和使用寿命。高效的热管理技术通过优化散热效率降低电子元件工作温度,提高电子产品可靠性。传统散热板多以铝合金材质为主,散热效果最好的6系铝合金导热系数为160~200 W/(m·K)[3],已经无法满足日益增长的热流密度散热要求。因此,开发具有高导热系数的复合材料,保证器件和整机高可靠运行变得极为紧迫。
石墨烯[4-6]是目前已知导热系数最高的材料,其单层理论导热系数可达5 300 W/(m·K),而实际制备的石墨烯导热膜的导热系数通常为 1 300~3 000 W/(m·K)。铝合金在表面加工处理技术、与其他材料的适配性等方面已经非常成熟,研究者们将铝合金作为石墨烯的基体进行研究,采用各种不同的方法将铝合金与石墨烯进行结合,从而改善材料整体的散热性能。文献[7]将石墨烯涂层涂覆于片式散热器,比较涂层前后变压器散热片的散热性能变化,发现添加涂层可使散热片的散热性能提升12.4%。文献[8]将不同质量分数的石墨烯与涂料结合,测定其导热性能与发射特性,试验结果表明,石墨烯涂层显著提升了散热器的散热效率,尤其在2%~9%添加量范围内,提升效果尤为明显。文献[9]将石墨烯纳米涂层应用于金属基板散热器,试验结果表明,涂层显著提升了散热性能,涂覆石墨烯的散热器可使被加热物体温度下降3.2%~15.6%。文献[10]将石墨烯散热片粘接在铝合金散热冷板表面,测试结果表明其散热性能得到明显改善。现阶段大多数研究者采用涂覆、粘接等方式将石墨材料与铝合金表面结合,这对工艺具有较高的要求,且经长期服役,在结合面处容易形成微裂纹,从而影响材料的力学和散热性能[11],因此本文提出一种“三明治”石墨-铝复合材料构型,将15%的石墨和85%的铝合金粉末置于热等静压炉中,在高温585 ℃、烧结压力50 MPa的条件下保压120 min,压制烧结成型,将烧结的石墨层作为“夹心”,填充于铝合金内部,从而形成石墨-铝的复合材料。该复合材料外观与传统铝合金材料无异,不仅保留了铝合金材料优异的航天普适性及力学可靠性,还提升了散热性能,可直接应用于恶劣环境航天电子产品的散热,具有良好的工程化前景。
本文提出一种石墨-铝复合材料,其与传统铝合金的构型对比如图1所示。该复合材料顶层、底层和侧面采用铝合金提供外部支撑,中间层为石墨与铝粉墨堆叠而成的高导热层。凭借这一设计,该复合材料能够保持铝合金在结构支撑、环境适应性保护、工艺适应性等方面的优势,且由于石墨材料的热快扩性,当热源的热量通过顶层的铝合金层传递到石墨层后,石墨能够快速均匀地扩散到整个散热平面,随后将均匀的热量传递到底部铝合金层,最终从冷端导走热量。
基于材料结构刚度、散热性能、工程实际等多方面因素,采用如图2所示的石墨-铝复合材料进行研究。石墨-铝尺寸为 200 mm×50 mm×5 mm,内部填充 196 mm×46 mm×3.5 mm的石墨层,其余部分为6061 铝合金。该工艺通过粉末混合、烧结等步骤优化界面结合质量,使石墨-铝复合材料的接触热阻低至1×10-5 ℃/W,并采用真空钎焊的方式保证复合材料焊接的可靠性。为直观对比散热性能,同批次加工几何特征完全相同的 6061 铝合金。
图3所示,试验测试平台主要由小型液冷测试系统、液冷监测系统及恒温热沉系统组成。稳压直流电源为各路热模拟负载提供精准供电,从而保障功率匹配实际需求。搭建的样件测试平台如图4所示。将两个样件一端放置在测试工装的铜管上,铜管内部液体循环流动,保证铜管表面温度为恒定的热沉值(25 ℃);样件另外一端放置云母底座及绝热材料聚酰亚胺薄膜,起到绝热作用,保证热量从热源传导至热沉端。在密闭式聚苯乙烯隔热箱中装入待测样品,抑制空气对流并控制环境温度波动,物理隔绝热交换路径。
在发热热源与测试样件中间粘接厚 1.5 mm、导热系数为 5 W/(m·K)的导热衬垫,并放置在测试样件的另外一端。热电偶温度传感器粘接于温度监测点处,监测点位置分布如图5所示,17~20 号监测点用于监测石墨-铝复合材料的温度,相同位置的 27~ 30 号监测点用于监测铝合金的温度。19 号和 20 号监测点在横向位置一致,差异体现在厚度方向的两个端面,20 号和 30 号监测点用于表征冷端处的温度。恒温液冷源提供热沉的恒温冷却液。试验在常温环境下进行,开启多路温度测试仪进行温度测量和采集,每分钟采集一次数据。随后开启液冷循环系统,设置出水温度为恒温 25 ℃,在测试过程中,通过变频泵控温闭环控制系统动态调节冷却液流量,使入口温度T与出口温差ΔT稳定在 1 ℃以内,从而保证热沉温度恒定不变。为了验证不同功耗对石墨-铝复合材料散热性能的影响,通过调整稳压直流电源的电压和电流来调整功耗。为确保达到热平衡状态,以 5 min内测试点温度波动小于±0.5 ℃作为评判标准。完成一种工况测试后,待测试平台完全冷却,方可进入下一工况的测试。
本次试验旨在验证石墨-铝复合材料与传统铝合金导热性能的差异,故选取热平衡状态下 17 号与27 号、18 号与 28 号、19 号与 29 号、20 号与 30 号监测点的测试温度大小进行对比,相同位置的不同测试样件的温度越低,则其导热系数、热量传递效率就越高,散热性能也越好。图6图7 分别为热源功耗为10 W和 30 W时,各监测点的温度随时间的变化情况。由图中曲线可知,随着功耗的不断增加,监测点达到热平衡的时间同步增加。铝合金与石墨-铝达到热平衡的速度不同,10 min时,石墨-铝已基本实现热平衡;15 min时,铝合金才基本实现热平衡。对比 17 号与 18 号、27 号与 28 号监测点的温度变化差可知,石墨-铝达到热平衡后厚度方向的温差略大于铝合金(1 ℃),说明石墨-铝复合材料在厚度方向的导热性不如铝合金材料。这是因为石墨-铝内部填充的石墨具有各向异性,其在厚度方向的导热性较差,但绝大部分热量通过水平方向完成了散热,厚度方向的影响可以忽略不计。从同一位置的测温数据可知,石墨-铝和铝合金的散热性能具有明显差异;由于 17 号和 27 号监测点距离热源最近,最能直接反映热传递效率,且这两个点的温差越大,对应的热量传递效率就越高,故以这两个点的温差作为进一步研究的对象。当功耗为 10 W时,两点温差为 9.81 ℃;功耗提升到 30 W时,两点温差为 27.35 ℃。表1 为热平衡状态下不同功耗对应的石墨-铝和铝合金在 17 号和 27 号监测点处的温差。结果表明,热源功耗越高,温差越大,散热性能就越好。
由热力学领域的傅里叶热传导核心定律可知:
式中:λ为导热系数;q为单位面积的热传导速率,即热流密度;gT为单位长度材料两端的温度差,即温度梯度。
铝合金作为各向同性材料,其导热系数可视为常数;由于石墨-铝复合材料的石墨层具备各向异性的特征,因此其在不同方向上的导热系数呈现出明显的差异。采用半实物测定修正法对石墨-铝的等效导热系数λe进行评估,通过已知物性参数的铝合金标定系统误差,再结合数值反演确定各向异性材料的等效导热系数。具体方法为:首先制备几何参数完全相同的铝合金与石墨-铝样件,并在相同环境条件下同步进行温度场实测,基于铝合金样件及铝合金材料导热系数建立有限元仿真模型,将仿真结果与实测结果进行对比,确保仿真模型及结果的基准标定特性;随后利用数值反演技术,多次调整仿真模型中石墨层部分的导热系数,直到实测与仿真结果的误差满足要求,该导热系数即为石墨层的导热系数λs ;最后将石墨-铝复合材料作为整体赋入导热系数,多次调整仿真模型中石墨-铝的等效导热系数,直到实测与仿真结果的误差满足要求。
根据图2所示的实物建立仿真模型,环境温度为25 ℃,导热衬垫接触热阻为 2.5×10-4 ℃/W。采用粉末冶金工艺实现石墨层与铝合金的冶金结合后,界面处虽存在异质材料过渡区,但微观分析结果表明:粉末冶金界面及石墨-铝层内部均呈现高致密度特征,金属熔体在石墨颗粒间隙形成连续网状结构,接触热阻极低,可忽略不计。石墨层及冶金界面在 10 μm下的显微结构表征如图8所示。图9 为热源功耗为 10 W时,6061 铝合金的温度分布云图。通过与实测结果进行对比,仿真所得误差小于 2%,验证了仿真模型的可靠性。基于铝合金的仿真模型,通过多次修改石墨-铝的物性参数及热源功耗,得出石墨-铝仿真模型内部填充的铝合金的横向和纵向导热系数。当石墨层的横向导热系数为 610 W/(m·K)、纵向导热系数为25 W/(m·K)时,仿真结果与实测结果误差小于 2%。图10 为 10 W功耗下石墨-铝的温度分布云图。将构建的仿真模型作为整体赋入导热系数,得到的不同功耗下各测试点的温度见表2。基于表2数据,采用半实物测定修正法,在仿真软件中不断进行参数微调,最终得到石墨-铝的横向导热系数为 390 W/(m·K),纵向导热系数为 85 W/(m·K)。
鉴于传统散热材料已无法满足集成化芯片及高性能计算机对高效散热的迫切需求,本文从材料角度切入,提出了一种石墨-铝复合材料构型,利用搭建的测试平台,对比石墨-铝复合材料与传统铝合金散热性能的差异。当热源功耗为30 W时,相同位置下监测得到的石墨-铝和铝合金的温差为27.35 ℃,石墨-铝复合材料相比铝合金的散热效率提升了46.4%,具有明显的散热优势。随后通过仿真与试验相结合的方式,采用半实物测定修正法,得到了石墨-铝及内部填充石墨层的导热系数。结果表明:石墨-铝的横向导热系数为390 W/(m·K),散热性能与铜接近,密度却远远小于铜,且石墨-铝外部界面部分为航天设备适配性较强的铝合金,在航天设备轻量化及界面适配性设计中具有良好的应用前景。
石墨-铝的纵向导热系数虽不如铝合金材料,但常用的芯片散热壳体在纵向的散热面积远远低于横向,大量的热量传递到散热板平面时会被热交换带走,因此其相对弱的纵向散热性能可以忽略。基于本文的研究结果建立石墨-铝复合材料数据库,热设计人员就可设计不同厚度的石墨层及铝合金基体,采用热仿真软件迅速得到满足设计要求的芯片及整机的散热方案。后续可进一步拓展研究领域,探讨石墨-铝复合材料在嵌入式计算机及单板上的应用。
