The advancements in research on automotive power device packaging have significantly improved the dynamic performance and driving range of electric vehicles, making them more efficient and reliable. With the continuous optimization of automotive power device packaging, the electric vehicle industry is expected to embrace a broader market prospect and development space. In recent years, power device packaging modeling, packaging structure and optimization, thermal management and junction temperature monitoring, gate drive and applications, reliability analysis, and online monitoring have become current research hotspots and have received sustained attention from both the academic and industrial sectors. To promote discussions on the challenges and hot issues related to automotive power devices packaging and their applications, a special issue titled "High Reliability Power Device Packaging and Assistant Technology in EV Application" has been launched in the Journal of Power Supply.

  • 梅云辉(1985-),男,中国电源学会高级会员,天津工业大学电气工程学院教授,博士生导师,电气工程学院常务副院长。担任中国电源学会理事、元器件专业委员会副主任、IEEE Senior Member、《电源学报》编委、天津市电源学会副理事长等。长期从事电力电子器件封装与可靠性研究,近年主持国家“优青”、天津市“杰青”、国家基金等项目近30项。发表学术论文150余篇,其中SCI收录论文100篇

    宁圃奇(1982-),男,中国电源学会会员,中国科学院电工研究所研究员,博士生导师。主要研究方向包括高性能功率器件封装、模块散热方法研究、高功率密度电机驱动,将设计理论、模型仿真及实验测试有机结合。曾获中国电源学会技术发明奖一等奖(第二完成人)、中国电工技术学会技术发明奖一等奖(第二完成人)、中国侨联“第九届侨界贡献奖”二等奖。发表SCI/EI论文近百篇,授权专利9项,参与5部著作编写。

    雷光寅(1982-),男,复旦大学工程与应用技术研究院研究员,博士生导师,复旦大学宁波研究院宽禁带半导体材料与器件研究所副所长。主要研究方向包括功率半导体器件、电子封装材料、功率半导体芯片及模块失效机理分析、高功率密度电驱动系统。发表SCI/EI学术论文40余篇,总引用次数超过1600次。授权国际发明专利近40项。

    曾正(1986-),男,中国电源学会会员,重庆大学电气工程学院教授,博士生导师。担任中国电源学会青年工作委员会委员、重庆市电源学会理事等学术兼职。长期从事碳化硅功率器件封装测试研究。近5年,主持国家自然科学基金、“173”计划领域基金等科研项目5项。当选国家高层次青年人才、中国高被引学者、第三代半导体卓越创新青年等。出版学术专著2部。

车用功率器件封装研究的进展极大提升了电动汽车的动力性能和续航能力,使得电动汽车更加高效、可靠。随着车用功率器件封装的不断优化,电动汽车行业有望迎来更广阔的市场前景和发展空间。近年来,功率器件封装建模、封装设计与优化、热管理与结温监测、器件驱动与应用、可靠性分析、在线监测等成为研究热点,并受到了学术界及工业界的持续关注。《电源学报》特别推出“车用高可靠性功率器件封装及辅助技术”专辑,以期推进车用功率器件及其应用难点和热点问题的探讨。

The advancements in research on automotive power device packaging have significantly improved the dynamic performance and driving range of electric vehicles, making them more efficient and reliable. With the continuous optimization of automotive power device packaging, the electric vehicle industry is expected to embrace a broader market prospect and development space. In recent years, power device packaging modeling, packaging structure and optimization, thermal management and junction temperature monitoring, gate drive and applications, reliability analysis, and online monitoring have become current research hotspots and have received sustained attention from both the academic and industrial sectors. To promote discussions on the challenges and hot issues related to automotive power devices packaging and their applications, a special issue titled "High Reliability Power Device Packaging and Assistant Technology in EV Application" has been launched in the Journal of Power Supply.

经过 50 多年的发展, 硅 (Si) 基功率器件的性能已接近其物理极限。以碳化硅(SiC)、氮化镓 (GaN)为代表的第三代半导体功率器件,具有更高的禁带宽度、击穿场强、饱和漂移速率和热导率等优势, 是电动汽车、新能源发电、储能、数据中心及电网等领域的核心基础器件, 被写入国家“十四五” 规划。第三代半导体功率器件打破了电动汽车应用中传统硅基功率器件的技术生态, 各类功率器件都在向更高的开关速度、更高的工作结温、更高的循环寿命和更高的热通量等方向发展,同时需要解决电动汽车应用中面临的可靠性挑战。因此,亟需从器件建模、封装结构、散热、驱动与应用、可靠性和监测方法等方面开展研究, 全链条提升车用功率器件的性能和可靠性。
为展示车用高可靠性功率器件封装及辅助技术领域的最新进展和发展趋势, 共同推动车用电机驱动技术的深入研究,《电源学报》特别推出 “车用高可靠性功率器件封装及辅助技术”专辑。本专辑经过细致评审, 最终录用论文 30 篇, 其中功率器件建模的论文 5 篇, 封装设计与优化的论文 5 篇, 热管理与结温监测的论文 4 篇, 器件驱动与应用的论文 6 篇, 可靠性分析的论文 6 篇, 在线监测的论文 4 篇。
准确建立车用功率器件的电磁特性模型和热特性模型对车用功率器件变换器系统的性能预测十分重要,建模的准确性、适用范围等是影响功率器件和功率变换器系统分析的关键因素,成为了当前研究的热点。华北电力大学的赵志斌等[1] 在《高压大功率开关器件电磁特性的解析模型》一文中, 从解析模型的时域解析式出发, 基于傅里叶变换理论, 推导了解析模型的频域解析式, 分析了频谱包络特征参数, 得到了解析模型的频谱特征, 旨在解决当前等效波形过于理想而无法体现器件开关瞬态中复杂频谱分量的问题。天津市新能源电力变换传输与智能控制重点实验室的王兆萍等[2] 在《混合热网络模型的构建及其结温估计方法》一文中,结合 Cauer 和 Foster 这 2 种传统热网络模型的优点, 研究 2 种热网络模型的接口方法, 完成 2 个部分模型的结合, 将芯片焊料层的老化考虑在内, 提出了一种混合热网络模型, 能够实现准确的结温估计。国网四川省电力公司特高压直流中心的蒋张威等[3] 在 《考虑水冷回路的晶闸管换流阀热阻模型建模》一文中, 建立了考虑水冷回路的晶闸管换流阀热阻模型, 该模型能够计算出各个散热器入水口处的水温, 并可对各级晶闸管的结温进行计算。复旦大学的朱子厚等[4]$\langle$ 基于$\mathrm{{SPH}}$ 算法的热仿真系统开发》一文中,提出了一种光滑粒子动力学算法,可准确预测功率器件传热与散热,无需生成并处理大量的微小网格。国网四川省电力公司电力科学研究院的刘隆晨等[5] 在《基于共轭梯度法的晶闸管电热耦合模型快速求解方法研究》一文中, 提出了一种基于共轭梯度法的晶闸管电热耦合模型快速求解方法, 可显著提升求解效率和精度。
功率模块封装的新材料、新结构和新工艺一直是车用功率器件的发展方向, 是突破封装行业发展瓶颈的重要手段。北京工业大学的胡虎安等[6] 在《功率器件封装用 Cu-Sn 全 IMC 接头制备及其可靠性研究进展》一文中, 针对功率半导体器件封装,对国内外近年来$\mathrm{{Cu}}- \mathrm{{Sn}}$$\mathrm{{IMC}}$ 接头的制备方法和可靠性进行了分析与综述, 并讨论了目前亟待解决的问题和未来的发展趋势。中国科学院电工研究所的回晓双等[7] 在《EconoDUAL 封装、母线电压${800}\mathrm{\;V}$${1200}\mathrm{\;A}$ IGBT 功率模块设计与开发》一文中, 以 EconoDUAL 封装的 IGBT 功率模块为研究对象, 使用叠层 DBC 的方法进行三维布局设计, 开发出了${1200}\mathrm{\;V}/{1200}\mathrm{\;A}$ 的 IGBT 功率模块,通过优化设计有效提升了模块的电气性能和散热性能。重庆大学的马荣耀等[8] 在《车用碳化硅功率模块的电热性能优化与评估》一文中,研究了功率模块的多芯片优化布局和集成 Pin-Fin 散热器优化, 实现车用 SiC 功率模块的电-热设计, 降低了功率模块的寄生电感和结-壳热阻。重庆大学的王思媛等[9] 在《基于$3\mathrm{D}$ 封装的低感双向开关$\mathrm{{SiC}}$ 功率模块研究》一文中,针对双向开关$\mathrm{{SiC}}$ 功率模块的低感封装需求, 提出了一种芯片堆叠的 3D 封装集成方法, 给出了电路拓扑和几何结构,分析了换流回路和寄生电感规律, 并设计了技术工艺。中国科学院电工研究所的李东润等[10] 在《采用大芯片的高功率密度$\mathrm{{SiC}}$ 功率模块设计》一文中,提出了一种利用大芯片封装的 SiC MOSFET 功率模块设计, 导通电流能力更强,温度变化更小,电气性能有所提升。
研究车用功率器件关键几何参数、材料特性及散热性能之间的关系,建立具有高效散热能力的热管理设计方法对提升功率器件的应用能力至关重要, 同时功率芯片的结温监测也得到广泛关注和研究。复旦大学的廖淑华等[11] 在《双面散热SiC 功率模块温度均匀性和开关特性评估》一文中,设计了一种双面水冷的封装结构,分析了不同芯片布局间距对于芯片温度均匀性的影响, 以及芯片布局对于寄生参数和开关特性的影响,可为$\mathrm{{SiC}}$ 功率模块的应用提供有效的技术指导和定量分析。天津工业大学的朱高嘉等四在《基于神经网络同步学习的功率模块散热器拓扑优化快速迭代方法》一文中, 在基于传统固体各向同性材料惩罚的散热器拓扑优化方法基础上, 提出一种嵌套神经网络同步学习的快速迭代方法, 对比分析了该方法的准确性和快速性。 西北工业大学的皇甫宜耿等,(因率模块主动执控制技术研究综述》一文中,在介绍功率模块热管理方法的基础上, 重点综述了其主动热管理方法的研究进展, 依据控制参量的不同可分为器件级、 系统级和多参量的综合方法, 对各种方法进行了分析、对比和总结,最后提出了功率器件结温相关技术的发展趋势及展望。中国南方电网有限责任公司超高压输电公司电力科研院的肖凯等[14] 在 《基于导通压降的大容量 IGBT 模块结温观测与误差分析研究》一文中, 针对大容量换流阀中的压接式 IGBT, 提出了一种实用的模块导通压降与结温标定方法, 并对结温在线估计的误差进行了全面分析。
探索功率器件在车用极端环境条件及实变非线性约束下, 电能量变换过程中, 功率器件的门极驱动与应用设计对电力电子系统整体的影响规律, 已成为近期研究热点。北京航天发射技术研究所的姚常智等[15] 在《SiC MOSFET 驱动特性及器件国产化后的影响分析》一文中,分析了栅源电压与 SiC MOSFET 导通时间的关系, 基于实验平台及电源产品对 SiC MOSFET 进行国产化器件替代后的导通时间、驱动损耗和负压幅值变化进行分析。合肥工业大学的于浪浪等[16]$\langle$ NPC 三电平 IGBT 模块驱动电路设计及动态特性测试》一文中, 设计了适用于 NPC 三电平功率半导体模块的动态特性测试电路, 并给出了增强驱动电流、防直通及死区时间可调的驱动方案。西南交通大学的陈正格等[17] 在《混合工作模态的高功率因数无桥 Buck PFC 变换器》 一文中,引入 Buck-Boost 单元以构建一种高 PF 的混合工作模态降压型无桥 PFC 变换器,其在正、负半个工频周期分别工作在 Buck 和 Buck-Boost 模式, 通过分析实验证明了所提无桥变换器的高功率因数特性,合肥工业大学的陈庆华等。在《一种具有高容错能力的改进型 LLC 拓扑及其控制策略》 一文中, 为使变换器具有故障容错能力, 提出了一种改进型 LLC 拓扑及相应控制策略, 可在开关发生故障后保证输出电压不受影响且变换器工作在谐振频率附近。中国科学院电工研究所的刘忠永等吗在《基于高斯过程回归的永磁同步电机非线性磁链辨识》一文中, 提出基于高斯过程回归的非线性磁链辨识方法, 使用二阶广义积分器获取动态工况中的磁链数据完成系统辨识, 通过仿真与实验验证了该方案的有效性。湖北工业大学的王盼等[20] 在 《具有软启动功能的 EMI 直流滤波器设计》一文中, 通过噪声源、滤波器原理及阻抗影响的分析, 依据插入损耗指标进行滤波器参数设计,并设计了软启动方法。
在车用功率器件技术开发中, 功率模块正朝着小型化和高功率密度方向发展,而汽车动力装置的高频通断操作会增加芯片和键合线等部件的疲劳失效风险,这引起了广大研究机构的兴趣,高速列车智能运维成为了当前的研究热点。山东大学的李乐洲等[21] 在《SiC 功率模块引线键合参数优化与可靠性分析》一文中,从键合原理角度出发,揭示了键合参数在不同阶段的作用机理,通过数值计算与老化试验相结合的方法系统地研究了键合线材料对键合可靠性的影响。中国南方电网有限责任公司超高压输电公司电力科研院的肖凯等[22] 在《压接式 IGBT 健康管理方法综述》一文中,对压接式 IGBT 现有健康状态监测方法进行了分类阐述和分析, 归纳了现有寿命预测方法的原理和特点, 并对现有健康管理技术进行了综合对比分析。河北工业大学的左璐巍等[23] 在《动态高温反偏应力下的 SiC MOSFET 测试平台及其退化机理研究》一文中, 讨论了高电压变化率的动态漏源应力对 SiC MOSFET 电学特性的影响, 判断出器件 JFET 区上方的栅氧层和体二极管容易发生退化, 通过软件分析了在高电压及高电压变化率下平面栅型 SiC MOSFET 的薄弱位置。华中科技大学的温凯俊等。华《雪崩晶体管电压斜坡触发模式下终端失效机理研究》一文中,针对纳秒级前沿脉冲对超快功率半导体开关的需求进行了雪崩晶体管在电压斜坡触发模式下终端失效机理的研究。中国南方电网有限责任公司超高压输电公司电力科研院的肖凯等[25] 在《压接式 IGBT 寿命评估软件开发与案例分析》一文中,建立了压接式 IGBT 器件多物理场模型, 分析了影响器件老化进程的力学参数并开发了相关软件。国网四川省电力公司电力科学研究院的刘隆晨等[26] 在《基于改进 SqueezeNet 算法的 VBE 设备电路板元件失效识别研究》一文中, 提出了一种基于改进的 SqueezeNet 深度学习模型的 VBE 板元件失效区域识别方法, 可提高元件失效检测的准确性并降低计算资源。
在线监测能够实时获取功率器件的阈值电压、 电流和健康状态等参数, 是提升器件应用性能和可常性的重要手段,华中科技大学的干圣旭等。《基于栅极参考电压的 SiC MOSFET 栅极氧化物健康状态在线监测方法》一文中, 提出了一种基于栅极参考电压的 SiC MOSFET 栅极氧化物健康状态在线监测方法, 详细介绍了利用栅极参考电压监测栅极氧化物健康状态的基本原理,并提出了一种栅极参考电压在线提取电路。北京工业大学的姚博均等[28] 在《漏源电压对 SiC MOSFET 阈值电压准确测量影响的研究》一文中,基于瞬态电流法分析了漏源电压对陷阱电荷状态的影响及漏源电压影响陷阱的机理, 并对比了不同漏源电压对阈值电压测量的影响。河北工业大学的姚宇等。河在《PCB 罗氏绘圈电流传感器积分误差的数字补偿策略》一文中, 采用复位型积分电路避免了 PCB 罗氏线圈漂移误差的持续累积, 消除了下垂误差带来的影响, 并提出了一种数字补偿策略。国网四川省电力公司电力科学研究院的刘隆晨等[30] 在《基于点模式匹配的直流输电 VBE 设备电路板缺陷检测方法》一文中, 提出了一种基于点模式匹配的自动视觉检测方法, 可解决现有方法的效率低和准确性不足等问题。
综上, 本专辑的论文从功率器件建模、封装设计与优化、热管理与结温监测、器件驱动与应用、可靠性分析、在线监测等方面提出了新思路和新方法。然而, 面向电动汽车用功率器件的封装的智能化设计、高品质应用及准确健康管理等方向,尚有诸多问题值得深入研究,需要电力电子与材料等领域的专家们一起努力,进一步探讨,共同推动我国车用功率器件封装技术的不断发展。
